Research Abstract

研究成果の概要:遷移金属酸化物を用いたトンネルトランジスタの実現を目指し、チタン、バナジウム、マンガン酸化物などの酸化物薄膜をレーザーアブレーション法により精密に作製した。分極積層の効果を利用した界面における局所的なホールドープに成功し、広く研究されているバンド絶縁体に加え、モット絶縁体への局所的ドープが可能であることを示した。さらにショットキー接合における負性抵抗実現、ダイオードの極性の温度による反転などの特異な現象を見出した。
