Research Abstract

シリコンカーバイド(0001)基板上に成長させた結晶性シリコン酸窒化超薄膜の界面構造と電子状態を明らかにし、さらにその上への金属超薄膜の成長を試みた。X線回折法、光電子分光法、X線吸収・発光分光法、第一原理計算による検証の結果、絶縁膜と基板界面は原子レベルで急峻であり、理想的なバンドオフセット構造を有することを明らかにした。この成果は高性能SiC-MOSデバイスへの適応を期待させるものである。
