Outline of Research at the Start

本研究では市場化が目前となっている磁気抵抗メモリ(MRAM)の中核を担う、2つの強磁性層で絶縁層を挟んだ構造である磁気トンネル接合(MTJ)の磁化反転について、様々な方法を用い、特に電流を流した際の磁化反転(片方の強磁性のN/Sの方向が変化するので書き込み動作に相当)における統一的な理解の構築を目指す。また従来用いられていた強磁性層及び絶縁層間の界面磁気異方性を用いたMTJだけでなく、書き込みを行う自由層の膜厚を大きくした形状磁気異方性MTJについても同様の検証を行い、最終的には高性能・低消費電力なMTJ素子実現のための指針を確立する。

Outline of Annual Research Achievements

今年度は、高性能磁気トンネル接合 (MTJ) の実現に向けて、従来のMTJでは埋もれていた、形状磁気異方性を積極活用したMTJの作製および特性評価を行った。まず、形状磁気異方性MTJの基礎特性を理解するために、外部磁界を用い、磁化反転モードの評価及び高温での不揮発性を調べた。これらの結果から、(1) 膜厚が15 nm以下の場合、MTJの磁化反転は応用上好ましい一斉磁化反転モデルに従うこと、(2) 従来の膜厚の薄いMTJと比べ、不揮発性の温度変化が小さく高温での利用に適していること、などが明らかになった。得られた知見から、直径10 nm以下での高い特性を実現するための新構造素子を開発し、直径2.3 nmの素子での不揮発記憶、パルス幅10 nsでの1 V以下のパルス電圧による磁化反転、200℃での10年の情報保持など、高い特性を実証した。
