Outline of Research at the Start

THz波は周波数として0.1-10 THzの電磁波(波長では30-3000um)であり、電波の透過性と光波の直進性を同時に有し、非破壊検査、医療、高密度通信などの場面で応用が期待されている。一方、層状半導体は伝統半導体と比べて新奇な特性を持ち、多数の研究者に注目されている。本研究では、世界で唯一溶液から高品位な層状半導体InSe結晶を作製できる成長法を適用する。さらに液相成長法により成長できる高品質のInSe系カルコゲナイドを用いて、THz波の発生から検出まで一貫した測定システムを開発し、様々な応用に適用している。

Outline of Annual Research Achievements

近年、光波と電波の中間にある未開拓のテラヘルツ(Terahertz,THz)周波数領域は、多数の研究者に注目され、発展している。InSeはTHz波が関与する非線形光学結晶として期待されており、現在までの研究において、高品位なInSe結晶を成長できているが、問題点として、赤外からTHz領域の透過特性ならびに複屈折の光学特性についての研究がなされておらず、差周波及び和周波の位整合条件が検討できずにいることがある。本研究において、液相成長法により成長できる高品質のInSe系カルコゲナイドを用いて、THz波の発生から検出まで一貫した測定システムを開発し、様々な応用に適用する。
現段階では、液相成長により欠陥や多形混在がなく、THzと近赤外の光吸収が小さいInSe系カルコゲナイドを数mmの厚さで成長させた。従来の温度差液相成長法(TDM-CVP)では、溶液の温度差による濃度勾配でセレンを過飽和させる。濃度差拡散で提供された成長駆動力が小さいため、成長速度が限られている。本段階の研究実績として、結晶成長中に連続的な降温プロセスを導入し、結晶品質を保つことと同時に、InSeの高速成長を成功させた。また、X線回折、ラマン分光測定などの評価法を用いて、結晶の構造的な特性を考察した。成長温度と印加蒸気圧の調整により、ポリタイプの選択的成長が可能ということを実証した。以上の研究成果に関して、Results in Materialsをはじめとする国際学術雑誌・国際学会に、4件の発表の実績があった。
