Research Abstract

本研究の目的は,スケーリング則の枠を超えた新機能デバイスとして,半導体ベース・スピントロニクス素子(スピンMOSFET,スピントランジスタ)を開発することである。本年度は(1)Fe系ホイスラー合金と比べキュリー温度の高いCo系ホイスラー合金の電子状態・磁性の解明(九大・宮尾グループとの本特定領域内連携),(2)Fe/半導体/Fe接合における界面電子状態とスピン注入による磁気抵抗効果の解明(名大・井上グループとの共同研究),を行った。
(1) に関しては,Co_3_xMn_xSi,Co_3_xMn_xGe,Co_3_xCr_xAlについてバルクの電子状態を第一原理バンド計算により調べた結果,Mn(あるいはCr)の組成xがx=1よりも小さくなると電子状態はハーフメタルでなくなることが明らかとなった。また,Co_2MnSi/Si接合の界面近傍ではCo_2MnSiの磁気モーメントが低下し電子状態はハーフメタルでなくなるものの,接合の配向や界面原子層の終端を工夫することで磁気モーメントの低下を抑制できることが明らかとなった。バルクおよび界面の電子状態の結果から,Co_2MnSi/Si(111)接合において高効率なスピン注入を実現するためには,全体としてはMn-richで界面近傍はSi-poorとなるよう組成変調すればよいと予想される。
(2) に関しては,Fe/GaAs/Fe(001)ショットキー接合において磁気抵抗効果は印加バイアスに大きく依存すること,このバイアス依存性はショットキー・バリア内に形成される界面共鳴状態によって理解できることが明らかとなった。界面エンジニアリングによりショットキー・バリアの高さを調節することで,界面共鳴状態の形成されるエネルギーを制御し,より大きな磁気抵抗効果を得ることができると予想される。
