| Research Abstract |
本研究では電子のスピン機能を利用して情報を記憶する新型トランジスタの実現に必要なトンネル障壁層材料の開発を行った。その結果、酸化ガリウム(GaOx)という新障壁層材料を見出した。主な成果は以下の通りである。
1) 金属/絶縁体/半導体(MIS)型構造を有するFe/GaOx/Ga1-xMnxAsトンネル磁気抵抗(TMR)素子を作製し、MIS型素子では世界最高性能(磁気抵抗変化率58%)を達成した。
2) Fe/GaOx/n-AlGaAs MIS型トンネル素子において、GaOxの有効バリア高さが極めて低い(室温で0.10 eV)ことを明らかにした。
