Research Abstract

本研究では、カーボンナノチューブを強磁性電極から直接成長させた電界効果トランジスタ(FET)を作製し、電場、磁場による伝導度制御を目的とした。カーボンナノチューブデバイスへの効率的な電荷注入、スピン注入の最適構造を明らかにし、π電子系デバイスへの設計指針を提案することが最終目標である。平成21年度は、1.カーボンナノチューブFETの動作原理の理解、2.磁気特性をデザインした強磁性電極FETの作製と輸送特性の理解、3.効率的なカーボンナノチューブ成長の最適条件の探索を目的とした。その結果、以下の成果を得た。
1. 作製したFET特性を詳細に調べることで、電極からカーボンナノチューブへのキャリア注入障壁が理想的なショットキーバリアであることを明らかにした。さらに、この障壁高さは低電圧印加で急激に減少し、それが低電圧動作FETの起源であることを明らかにした。
2. 強磁性電極の磁気特性を精密に制御するために、これまで用いていたCo/Mo複合電極からCoのみの電極に変更し、Coのみの電極からカーボンナノチューブを成長してFETを作製した。融点の低いCoのみを電極として用いたが、合成温度の低下など条件の最適化を行う事で、これに成功した。その結果、2つの電極の形状磁気異方性が異なり、保磁力が独立に制御されたFETの作製に成功した。また、作製したFETは、これまでと同様に、高いデバイス特性を示した。
3. カーボンなオンチューブの成長条件を変えることで、様々なモルフォロジーのカーボンナノチューブ成長に成功し目的・用途に合わせたカーボンナノチューブ合成技術を確立した。
