Research Abstract

金属カーボンナノチューブは非常に高いキャリア移動度と大きな許容電流密度を有することから次世代の高速動作LSIの配線材料としての応用が期待されている。本研究では、カーボンナノチューブにTHz周波数の交流電圧を印加した際の応答関数(アドミッタンス)を非平衡グリーン関数法を用いて数値計算を行った。電極とナノチューブの界面において接触抵抗がない理想的な場合、カーボンナノチューブのTHzアドミッタンスはRL直列回路とRC直列回路を並列につないだ回路と等価な振る舞いを示すことが明らかとなった。更に、フェルミ準位近傍での低エネルギー有効模型に基づく解析計算を行うことにより、等価回路に含まれるインダクタンスLとキャパシタンスCがそれぞれ量子インダクタンスと量子キャパシタンスであることも明らかとなった。接触抵抗を考慮した場合、接触抵抗が大きくなるに従ってアドミッタンスは誘導的アドミッタンスから容量的アドミッタンスへと転移することが明らかとなった。さらに興味深いことに、誘導的アドミッタンスから容量的アドミッタンスへ転移を起こす抵抗値がちょうど量子抵抗e^2/h(スピン自由度あたり)であることが分かった。これらの研究成果は、カーボンナノチューブが示す特異な物性物理現象として興味深いだけでなく、カーボンナノチューブを用いた高速動作LSIの設計に重要な指針を与えるものである。
