Research Abstract

半導体量子ドットの構造不均一性の発生メカニズムを実験的に考察し、その不均一性制御のための新技術として、(1)アンチモン分子照射法、(2)サンドイッチ・サブナノ・セパレータ法を開発・提案した。構造不均一性が制御された量子ドット構造を光ゲイン材料とする量子ドットレーザダイオードを作製した。その結果、波長1.0、1.3ミクロン帯の近赤外域で超広波長帯域光出力を示すレーザ光源の開発に成功した。
