Outline of Research at the Start

本研究課題では,次世代パワーデバイス等の材料として期待される窒化アルミニウム(AlN)のバルク単結晶の液相成長法の研究・開発を行う.本研究課題では,液相成長のフラックスとしてNi-Al合金を用いる.Niをフラックスとして用いることで,液相中におけるAlの活量が低下するため,高温でも安定的にAlを保持することができる.また,1800から2200 K程度の温度で平衡に近い状態でAlN生成反応の駆動力を制御できる.本研究課題では,AlN成長炉を作製してAlNの成長実験を行うとともに,熱流動解析に必要なフラックスの融液熱物性値を測定し,実験とシミュレーションの2つのアプローチから本手法の開発を進める.

Outline of Final Research Achievements

AlN single crystals are expected to be a potential material exceeding SiC and GaN due to their wide bandgap energy and large breakdown field strength, however, low-cost mass production technology has not been established. In this research project, a novel solution growth method of AlN crystal using Ni-Al have developed.

Academic Significance and Societal Importance of the Research Achievements

本研究課題により、Ni-Alを用いた新しいAlN単結晶の液相成長法が開発された。本研究課題での系統的な実験により、各成長条件が成長したAlN結晶に及ぼす影響が調査され、Ni-AlフラックスからのAlNの成長挙動を明らかにすることができた。これら一連の成果を元に、今後本手法の大型化を目指した研究を継続し、本手法の実用化を目指した研究を展開していく。
