Research Abstract

・針式静電型インクジェットノズルを用いて,オンデマンド式に有機半導体溶液を吐出でき,所望の位置に有機半導体薄膜の単結晶粒を配置できることがわかり,またそれを用いた薄膜トランジスタを試作・評価し,当初の基本的な目標は達成した.
・当初開発した針式静電型インクジェットは,液滴の吐出に比較的高い電圧を必要とするために,金属配線を形成した基板表面にこの方式で描画を行うと,放電により配線が破壊される事象が発生することがわかった.この問題に対し,より低電圧で吐出可能なスリット式静電型インクジェットノズルを考案した.
・スリット式静電型インクジェットノズルを用いた場合には,針式に比べ,吐出できる液滴の大きさを大きくすることができることがわかった.しかし,基板表面に着弾した際に小さな液滴にばらけてしまい,結果的に大きな単結晶粒の形成にはつながらないことがわかった.この問題は,基板表面の濡れ性を制御する方法で解決できることを示した.
・ドロップコーティングによる薄膜形成の際の薄膜形成過程を高速度カメラを用いて観察した結果,結晶核は液体の表面で主に発生し,その成長もまた液体の表面で起こることがわかった.したがって,有機半導体の溶媒の乾燥速度を最適化するため,各種溶媒について調査・試験し,乾燥速度の異なる液体を5種類以上用意することができた.この内,液滴の乾燥速度が最も小さな液体を用い,かつスリット式静電型インクジェットノズルを用いることで,大きさが数十ミクロンの有機半導体薄膜結晶粒をポジショニング成長できることを示した.
・溶液の乾燥速度を調整することで,ドロップコーティングを用いて大きさが百ミクロン程度の有機半導体薄膜を形成することができた.これを用いて有機半導体単結晶トランジスタを試作した結果,小粒径の集合体を用いたトランジスタに比べてキャリヤ移動度が10倍程度大きくなることを示した.
