Outline of Research at the Start

本研究では,我々が考案した「CO2を利用した超臨界溶体急速膨張法(RESS法)による有機製膜機構の解明」と「その成果に基づいた有機薄膜の自由設計(薄膜設計)[膜厚,薄膜を構成する結晶粒のサイズ・形態・分子配向性・結晶性・結晶構造,及び薄膜の緻密さ(結晶粒界)の制御]技術の確立」を目的とする。さらに,実用化に必要な「大面積の有機半導体薄膜の創製(薄膜の大面積対応化)」,及び「種々の基板材料(高分子基板等)への対応化」による汎用的技術への展開が可能となる検討を行う。

Outline of Annual Research Achievements

CO2を利用した超臨界溶体急速膨張法(RESS法)による有機製膜に及ぼす操作因子の影響解明を実施した。具体的には,2-デシル-7-フェニル[1]ベンゾチエノ[3,2-b][1]ベンゾチオフェン(Ph-BTBT-10)を用いて,1) 基板表面状態[種々の自己組織化単分子膜(SAM)による基板表面処理]と2) 薄膜のアニール処理(熱処理),の影響を調査し,有機薄膜機構解明に繋がるデータ蓄積を行った。まず,1,1,1,3,3,3-ヘキサメチルジシラザン(HMDS),トリクロロオクタデシルシラン(ODTS)またはトリメトキシ(1H,1H,2H,2H-ヘプタデカフルオロデシル)シラン(FAS)によるSAM処理を行ったSiO2/Si基板上にRESS法で薄膜を創製し,薄膜特性と電気的特性[薄膜トランジスタ(TFT)性能]に与える影響を調査した。その結果,SAM処理基板上の薄膜は結晶粒が不明瞭であり,薄膜表面はHMDS処理とODTS処理では同程度の平滑性であるが,FAS処理では平滑性が低いことがわかった。また,薄膜の結晶構造は,HMDS処理では単分子層構造,ODTS処理では単分子層構造と二分子層構造の混在状態,FAS処理では二分子層構造であることを示した。作製したTFTのキャリア移動度は,ODTS処理(7.2 cm2/V・s),FAS処理(4.4 cm2/V・s),HMDS処理(3.0 cm2/V・s)の順序であった。さらに,創製薄膜に温度373, 393または413 K,時間10分のアニール処理を行った場合,結晶粒界が不明瞭化(結晶粒同士の合一)し,結晶構造が全て二分子層構造に変化するが,TFT性能への影響はSAM処理により異なることを明らかにした。特に,393 Kでアニール処理を行った薄膜を用いたOTFTの性能が最も高く(7.2 cm2/V・s),413 Kでは低下することがわかった。
