Outline of Research at the Start

磁性体と絶縁体からなる磁気抵抗素子は不揮発性のメモリへと応用され、その製品化が進みつつある。本研究では、そのようなメモリの更なる高速化・大容量化を可能とする革新的な材料・素子の研究を行う。具体的には、次世代半導体と研究代表者独自のマンガン系磁性材料等を高度に融合させた縦型の磁気抵抗素子を研究する。それら異種材料の界面における化学や、安定な界面の形成手法を明らかにすることで、室温で大きな磁気抵抗効果を発現する素子の実現を目指す。

Outline of Annual Research Achievements

代表者は、前年度にCoMn(001)を界面層に用いた正方晶MnGa(001) /MgO(001)垂直磁化素子で100%を超えるトンネル磁気抵抗比を得た。しかし、耐熱性に課題があり250℃程度の熱処理温度で素子が劣化し更なる高トンネル磁気抵抗比を得ることが難しかった。そこで、より耐熱性に優れるCoMnFe(001)界面層を用いた素子を研究し、300℃を超える耐熱性を達成し、室温で100%を超えるトンネル磁気抵抗効果を再現性よく得ることにも成功した。また、前年度に確立した窒化物ワイドギャップ半導体スペーサの形成手法を用いた素子研究を進め、正方晶MnGa(001)と準安定立方晶AlN (001)を組み合わせた垂直磁化素子を作製し、磁気抵抗効果の観測まで達成した。これらの結果は関連学会で報告し論文を準備している。並行して、前年度から継続して、六方晶Mn合金・化合物薄膜の研究を進めた。分担者は、前年度からPドープn形半導体Ge(111)中間層を有する縦型半導体素子の研究を継続した。磁性電極としてCo2FeSi(111)よりもCo2MnSi(111)の結晶成長が良好であり、平滑なヘテロ界面の形成が期待できることを明らかとした。さらに代表者と分担者は昨年度から継続して正方晶MnGa(001)/Ge(001)垂直磁化素子を研究した。東北大で形成された正方晶MnGa(001)薄膜表面の清浄化の過程で表面平坦性が劣化する現象が頻発した。その原因の究明を進め対策を明らかにすることで、素子を再現性よく作製する技術が確立できた。この取り組みにより次年度の正方晶MnGa(001)/Ge(001)垂直磁化素子の研究を加速できる。

Reason

代表者は、室温でさらなる高い磁気抵抗効果を示すMn合金・化合物素子の開発を順調に進め、再現性良く100%以上の磁気抵抗効果を得ることができるようになった。また、上述のように窒化物半導体やIV族半導体を組み合わせた素子開発も順調に進んでいる。これらの結果の一部は学会等で報告しており、おおむね順調に進展している、とした。

Strategy for Future Research Activity

これまでの知見や成果をもとに、正方晶MnGa(001) と他の窒化物半導体立方晶(001)を用いた垂直磁化素子の研究を進め、高磁気抵抗効果と低素子抵抗を両立する素子の開発に取り組む。継続している六方晶系Mn合金・化合物薄膜の研究を加速し、窒化物半導体(0001)を中間層とする磁気抵抗素子の研究を進める。分担者は、昨年度までの知見や成果をもとに、良質のヘテロ界面を有するGe(111)素子を作製し磁気抵抗効果のエンハンスを狙う。代表者と分担者が緊密に連携して研究を進めている正方晶MnGa(001)/Ge(001)垂直磁化素子においては、さらに連携を深めることで、室温で高い磁気抵抗効果を示す素子の開発を目指す。
