Outline of Research at the Start

次世代の革新的プラズマ応用領域の開拓に向けて, sp2混成軌道から成るグラフェンとsp3のダイヤモンド合成に個別に適用されてきたプラズマ技術を先進的に併合することにより, 両ナノカーボンの特異な共働・相乗作用を活用する材料やデバイスを創出する.
具体的には第一に, プラズマ化学気相堆積(CVD)法を駆使して”窒素-空孔(NV)中心”をナノダイヤモンド内に創ると共に, その表面に原子スケール厚さのグラフェンを層数及び界面構造制御の下で接合する. 第二に, 創製されたNV中心内蔵ナノダイヤ・グラフェンの電気・磁気・光学的新規複合機能発揮を検証する.

Outline of Annual Research Achievements

[1] 前年度に報告したグラフェンの層数と微結晶サイズを制御可能で触媒もシーズも用いないグラフェン合成プラズマCVD法の探究過程において,その後に単層グラフェンが成長するパラメータ領域でそれより先に単層カーボンナノチューブ(SWNT)が主に成長することが新たに判明した.この事実は,今後に展開するナノダイヤモンド(ND)表面上にグラフェンの層数制御成長実験において,ダイヤモンドがSWNT成長の核形成能を発現する可能性が大きいので,そこでのグラフェンとSWNTを識別成長する上で重要な追究課題となった.
[2] そこで,プラズマエッチングの基板温度依存実験で今回見出された,エッチングと堆積が平衡状態にありグラフェン成長に最適な無垢石英基板の臨界温度700 ℃において,C2H5OH/H2混合低圧プラズマ(密度:ne,電子温度:Te)発生用RFパワー(Prf)を詳細に変えた場合のグラフェンとSWNTの成長状況に着目した.その結果,Prf=20 W(L-プラズマ:ne<10^8 cm-3, Te<0.3 eV)ではSWNTが支配的に成長し,20 W<Prf<30 W(L/M-プラズマ:ne=5x10^8 cm-3,Te=0.5 eV)ではSWNTとグラフェンが混在し,Prf>30 W(M-プラズマ:ne=10^9 cm-3, Te=1.0 eV)では基板前面のシース電場が大きくなり,すなわち基板照射イオンエネルギーの増大 (>5.0 eV) によってSWNTがエッチングされて,グラフェンのみが残存成長していることが明らかになった.
[3]高温高圧法で合成された直径5 nmのバッキーダイヤモンドを水素放電のH-プラズマ(ne>10^10 cm-3, Te>5 eV)に60分間晒すことよって,その表面を覆っているアモルファスカーボンを除去することに成功した.

4: Progress in research has been delayed.

Reason

(1)前年の令和4年度には,NV中心(NVC)内蔵ナノダイヤ(NVC-ND)・グラフェン創製に必須となる絶縁体基板上での層数及び微結晶サイズ(Lg)が制御されたグラフェン成長法の確立に止まり,研究計画の進捗が足踏みした. 続いて今年の令和5年度には上記の研究実績概要で述べたように,新たに実験的に見出された無垢石英基板上の単層カーボンナノチューブの成長による,グラフェンとSWNTを識別成長させるという重要な追究課題が浮上したことが玉突き的に遅れた進捗状況の主要因である.
(2)加えて,限定予算の関係で保守期間を遥かに過ぎていた中古品として調達した経緯のある,C2H5OH/H2混合プラズマ発生用高周波電源(13.56 MHz)が故障し,その修理に1ヵ月以上要したことも遅れた進捗状況の一因となった次第である.

Strategy for Future Research Activity

(1)新製作のμ波プラズマ装置の組み立てを継続すると共に,水素プラズマ処理で表面のアモルファスカーボンが除去された高温高圧法合成の”直径5 nmのバッキーダイヤモンド”をエタノール中に0.01-1.0 wt%で分散する.これを無垢石英及びタングステン基板にスピンコートした後に, 現有のRF装置によるN2放電のH-プラズマ(ne >10^10 cm-3, Te > 5 eV)中に導入する.
(2)自己バイアスと外部印加DCバイアス電圧の調節 (Vsb = -10 - -300 V)により,各々の基板へのN2+入射エネルギーを制御し, ND内にNVCの効率的創出を図る.
(3)次に, C2H5OH/H2混合低圧プラズマ発生に切り替えた後に,Prfを増加しL-.L/M-,M-プラズマへと推移させ, Tsb (= 350 - 800 ℃)及びプラズマ照射時間(Tc)調整のもとで, グラフェン層数及びLgが制御されたNVC-ND・グラフェンを創製する.
(4)続いて μ波プラズマ装置によってC2H5OH/H2混合のH-プラズマを発生し,バッキーダイヤモンドが種付けされた基板上にナノクリスタルダイヤモンドを成長させた後に, N2プラズマに切り替えて, ND内にNVCの効率的創出を図る.ここでC2H5OH/H2混合のM-プラズマに戻して,グラフェン層数及びLgが制御されたNVC-ND・グラフェンを創製する.
(5)上記サンプルをラマン散乱分光器, 電子スピン共鳴装置, 光ルミネンス測定装置等により構造解析を行い, NVCの存在・分布を検証しNVC-NDグラフェン創製を実証する. 更に, 4探針プローバや超伝導量子干渉素子等により諸特性を測定し, 磁気・温度検出, 光電変換, 光電子メモリ等の電気・磁気・光学的新規複合機能性を実証する.
