Outline of Research at the Start

本研究では、量子論に立脚した計算物質科学の手法を用いて、原子層物質からなる複合構造体の構造探索を解明する。特に、界面/境界の構造に着目し、積層型複合構造体では格子整合性と歪みの緩和の観点から、接合型複合構造体では結合形状の観点から安定構造を探索する。さらに、二次元原子層物質の「鉛直方向の柔らかさ」に着目した、鉛直方向に自由度を含む「2+α次元」/「1+α次元」の界面/境界構造の探索とその物性解明をおこない、「+α次元」の界面/境界科学の創成を目指す。

Outline of Annual Research Achievements

2023年度では、原子層物質の面内ヘテロ構造からなる多層系の電子状態を明らかにした。同時に、電場印加下のグラフェン薄膜の安定構造の探索を行なった。
原子層物質の面内ヘテロ構造からなる多層系の電子状態は、ヘテロ構造由来の電子状態に加えて、積層構造に依存することを示した。一次元境界を有するMoS2/WS2面内ヘテロ構造が積層した二層系は、上下層の遷移金属間の相対配置に関して、Mo-Mo、W-W、Mo-Wといった三つの積層領域を有する。二層MoS2/WS2面内ヘテロ構造は、これら遷移金属の相対配置に依存した各領域で異なる電子状態を有する。この電子状態の変調を反映して、系へのキャリア注入によって、キャリア分布の次元性を注入キャリア濃度によって制御可能なことを示唆した。一次元の炭素六員環ネットワークが埋め込まれたhBNの多層系では、hBN領域の積層構造に依存した電子状態を明らかにした。hBN領域の積層構造、すなわち各シート有する静電ポテンシャルの違いに依存してバンドギャップ近傍の状態が変調し、一次元あるいは積層系全体に拡がった波動関数の分布を示す。
電場印加下のグラフェン薄膜は、モアレ超格子を形成する可能性を予言した。ホール注入されたグラフェンの炭素結合が伸長することを明らかにした。注入ホール濃度の増加に伴い、炭素間距離は増加する。また、シングルゲートFET構造中のグラフェン薄膜の蓄積キャリアはシート鉛直方向に非対称な分布を示す。これらのことから、シート鉛直方向に非対称な蓄積ホール分布がグラフェン薄膜で誘起されると、蓄積ホール濃度の高いグラフェン層は大きく伸長し、蓄積ホール濃度の低い層の伸長が小さいといった層間で異なる構造変調が期待される。すなわち、ホール注入下のグラフェン薄膜は、モアレ構造を形成する可能性を期待できる。

これまでに、原子層物質からなる各種ヘテロ構造の構造ならびに電子状態の解明を行なった。同時に、原子層物質の歪みを含んだ構造ならびに電子状態の解明を行なった。すなわち、次年度では、本課題の目的である構成物質種と歪みを包含した新奇ナノ構造の探索と電子状態の解明を行うための準備がおおむねできている。

Strategy for Future Research Activity

これまでに明らかにした、原子層物質からなる各種ヘテロ構造の構造、ならびに原子層物質の歪みを含んだ構造をもとに、ヘテロ構造と歪み構造を含む新奇ナノ構造の探索を行い、その電子状態を解明する。
