Outline of Research at the Start

本研究では、軟X線を可視光変換して検出する転換可視蛍光収量法を用いた透過軟X線吸収分光を用いて、イオン液体を用いた電気二重層トランジスタ動作下での軟X線吸収スペクトルの取得を達成する。さらに得られた吸収スペクトルを用いてNdNiO3における電気二重層トランジスタ動作下での金属絶縁体転移温度の変調メカニズムを明らかにする。

Outline of Annual Research Achievements

本研究では、転換可視蛍光収量法を用いた透過型軟X線吸収分光を用いて、電気二重層トランジスタ動作下でのキャリア蓄積領域の軟X線吸収分光を達成する。これにより、強相関Ni酸化物をチャネル層とし、イオン液体を用いた電気二重層トランジスタ構造においての、キャリアドープによる金属絶縁体転移の変調メカニズムを電子状態変化の観点から明らかにすることを目的とする。
2021年度は、チャネル層とする薄膜材料の転換可視蛍光収量法を用いた透過型軟X線吸収スペクトルの取得を試みた。具体的には、LaAlO3蛍光基板上にNdNiO3薄膜を作製し、転換可視蛍光収量法を用いた透過型軟X線吸収分光測定を行った。しかしながら、基板中に存在するのLaイオンの影響で目的のNiの吸収スペクトルを明瞭に得ることができなかった。そのため2022年度は、蛍光基板をLaイオンを含有しないものに選定し直し、その基板上で作製可能なNi酸化物であるSmNiO3薄膜を作製して転換可視蛍光収量法を用いた透過型軟X線吸収スペクトルの取得を試みた。その結果、基板の影響を抑えたNiの吸収スペクトルを得ることに成功し、温度依存の金属絶縁体転移に伴うNi吸収スペクトルの変化を観測できた。さらに、電気二重層トランジスタ構造に用いるイオン液体について検討を行い、イオン液体の下層由来の転換可視蛍光収量法を用いた透過型軟X線吸収スペクトルが取得可能な、イオン液体の種類とその塗布方法を決定した。2023年度は、所属機関異動により業務内容が変更になったため、本研究ではほぼ進捗がなかった。そのため、事業期間を1年間延長することとした。
2024年度 (最終年度)は、実際にイオン液体を用いた電気二重層トランジスタ構造を作製し、デバイス動作下でのスペクトル取得を試みる。

3: Progress in research has been slightly delayed.

Reason

イオン液体を用いた電気二重層トランジスタ動作下でのキャリア蓄積領域における軟X線吸収分光転換可視蛍光収量法を用いた透過型軟X線吸収分光測定を行うため、2022年度までに、蛍光基板の選定、Niチャネル層薄膜の選定、及び、イオン液体の種類の選定とその塗布方法の決定を行った。さらに、当初予定とはNiチャネル層薄膜材料を変更したことに対応するための装置改造も完了した。しかしながら、2023年度は、所属機関異動により業務内容が変更になったため、ほぼ進捗がなかった。そのため、事業期間を1年間延長することとした。

Strategy for Future Research Activity

2024年度は、これまでに決定したYAlO3基板上にSmNiO3薄膜チャネル層の構造を作製し、金属電極をパターニングする。その上に選定したイオン液体を塗布することで、電気二重層トランジスタ構造を作製する。作製した電気二重層トランジスタにイオン液体越しにゲート電圧を印加し、キャリアドープによるNi酸化物の金属絶縁体転移温度の変調を確認する。これにより、チャネル層厚みとデバイス構造の最適化を行う。また、オペランド測定を行うために、X線吸収分光測定用のクライオスタットに対して、電圧印加の機構と電圧印加可能な試料ホルダーの作製を行う。これらを用いて、転換可視蛍光収量法を用いた透過型軟X線吸収分光による、電気二重層トランジスタ動作下でのキャリア蓄積領域の軟X線吸収分光測定を達成する。この結果に基づき、強相関Ni酸化物をチャネル層とし、イオン液体を用いた電気二重層トランジスタ構造における、キャリアドープによる金属絶縁体転移の変調メカニズムを電子状態変化の観点から明らかにする。
