Outline of Research at the Start

金属ハライドの示す多彩な光電子機能が近年大きな注目を集めている。しかし、高品質な単結晶薄膜をベースとするヘテロ接合作製や界面電子状態の研究はほとんど行われていない。本研究は、分子線エピタキシー法によるハライドの高品質単結晶薄膜・接合界面を作製する技術を確立し、量子閉じ込め効果による励起子物性や高移動度二次元キャリアによる量子現象の探求、光励起によるスピン流発生などのスピントロニクス機能の検証、強誘電ハライドを活性層とする新型光電変換デバイスの実証などを行う。

Outline of Annual Research Achievements

本研究の目的は、多彩な機能を持つハライドの高品質薄膜を作製し、ヘテロ界面で発現する新しい物性と機能を開拓することである。本年度は、基板と薄膜の界面へのバッファー層の導入によるハライド薄膜の高品質化に取り組んだ。閃亜鉛鉱構造のCuIを蛍石構造のCaF2基板上に直接成膜すると、大きな格子不整合(10%)のため面内回転混合ドメインの薄膜になるが、バッファー層としてPbF2(蛍石構造,格子不整合1.7%)を挟むと、単一ドメイン化できることを明らかにした。これは、ハライド薄膜作製における基板選択の自由度を高める重要な成果である(論文投稿中)。また、酸素や水分による大気中でのハライド薄膜の劣化の抑制に、MBE装置中でのPbF2による表面封止が極めて有効であることを実証し、薄膜の伝導特性の再現性を飛躍的に高めた。このようにして作製した高品質のCuI薄膜を用いて、シフト電流の測定を行った。CuIは大きな励起子束縛エネルギー持ち、バンド端以下で大きな励起子共鳴を示すが、この共鳴エネルギーにおいてシフト電流が顕著に増大することを明らかにした。また、1s励起子に加えて2sのRydberg状態からのシフト電流も観測された。これらは、励起子からのシフト電流を直接検出することに初めて成功した画期的な成果である(論文投稿中)。さらに、トポロジカルホール効果の量子化の実現に向けて、磁性層と伝導相を分離したヘテロ接合における界面トポロジカルホール効果の観測に、酸化物接合のプロトタイプ素子を用いて初めて成功した(Sci. Adv. eadk6308 (2024))。今後はハライド磁性体を用いることでトポロジカルホール効果の更なる増大が期待できる。

Current Status of Research Progress

Reason

本年度の研究計画項目は、(i) 基板の最適化や基板と薄膜の界面へのバッファー層の導入による薄膜品質の向上、(ii) 薄膜の表面パッシベーション方法の確立、(iii) 作製した薄膜の伝導特性の評価と移動度の向上、(iv) 薄膜におけるシフト電流の観測、の4点であった。(i)に関しては、CuI薄膜に対してPbF2のバッファー層の導入が極めて有効であり、バッファー層の導入によって格子不整合の大きな基板上でも高品質の単結晶薄膜が作製できることを明らかにした。(ii)に関しては、MBE装置中でのPbF2による表面キャップを施すことで、大気中での薄膜の劣化が大幅に抑制されることを明らかにした。(iii)に関しては、上記の表面キャップにより安定した伝導特性が得られるようになり、CuI薄膜では初めてとなる低温まで金属的伝導を実現した。(iv)に関しては、上記の方法で作製したCuI薄膜において、明瞭な励起子シフト電流の観測に初めて成功した。以上に加えて、酸化物ヘテロ接合におけるトポロジカルホール効果の観測にも初めて成功し、今後のハライドヘテロ界面を利用した磁気創発現象の開拓への足掛かりを得た。以上より、本年度の研究計画項目を全て達成したことに加えて、当初の計画を超える研究の進展が得られた。

Strategy for Future Research Activity

電子線ダメージを低減できる低エミッション型の反射高速電子線回折システムをMBE装置に導入し、薄膜の初期成長過程を理解することで二次元薄膜成長を実現し、原子レベルで平坦な界面を持つハライドのヘテロ構造や人工超構造の作製方法を確立する。この界面作製技術を駆使して、高品質の磁性ハライド接合を作製し、界面における創発磁気輸送現象の観測に取り組む。また、ペロブスカイトハライドのMBE薄膜成長にも取り組み、励起子特性や強誘電性などの基礎物性評価を通して高い太陽電池特性の起源を明らかにするとともに、電子と正孔の輸送層までを一気通貫でエピタキシャル成長したヘテロ構造を作製し、太陽電池特性の評価を行う。
