Outline of Research at the Start

近年の情報技術発展に伴い、メモリの消費電力が増大しており、この問題を解決するために、超低消費電力メモリ(SOT-MRAM)が提案されている。このメモリの書き込み動作はスピン流-電流相互変換を用い、スピン流-電流相互変換効率が高いほど低消費電力動作が可能である。本研究では、ペロブスカイト酸化物の界面を用いた高効率スピン流-電流変換と磁化反転の研究を行っている。ペロブスカイト酸化物SrTiO3界面の二次元電子ガスを用いたスピントロニクスデバイスの創出を目指し、研究を行っている。

Outline of Annual Research Achievements

本研究では、ペロブスカイト酸化物界面の二次元電子ガスを用いたスピン流-電流相互変換の物理現象開拓と超低消費電力動作可能なメモリの実現を目指した。
分子線エピタキシー法を用いて、高品質(La,Sr)MnO3/LaTiO3/SrTiO3構造を作製し、全ての材料系で最高効率のスピン流-電流変換を記録した。また、放射光施設を用いたバンド構造評価と理論計算を組み合わせることで、高効率スピン流-電流変換の起源を明らかにした。
続いて、メモリ応用に向けて、強磁性ペロブスカイト型酸化物SrRuO3に着目し、分子線エピタキシー法を用いてSrTiO3基板上に作製を行った。構造評価と電気伝導評価から、世界最高品質クラスのSrRuO3薄膜の作製に成功した。磁化や電気伝導の膜厚依存性に関して詳細な調査を行い、メモリ応用に向けた最適な膜厚、抵抗値、磁化特性などの知見を得ることができた。さらに、角度を変えながら高磁場測定を行うことで、ワイルフェルミオンにおけるフェルミアーク由来の二次元伝導が観測された。また、意図的にRuを欠損させたSrRuO3薄膜を作製し、膜厚依存性を調べた。Ruが欠損したSrRuO3薄膜では、5 nm以下でトポロジカルホール効果に似た異常ホール効果が観測された。以上の結果を、膜厚、品質、温度からなる相図で示すことで、SrRuO3の磁気伝導現象を包括的に理解することに成功した。最後に、SrとRuの化学量論比が一致した高品質SrRuO3薄膜と意図的にRuを欠損させたSrRuO3薄膜において、スピン流-電流変換効率を調べた。SrとRuの化学量論比が一致しているほど、変換効率が高くなることが分かった。
