Outline of Research at the Start

グラフェンを始めとした非磁性層状物質と,Fe3GeTe2などの強磁性層状物質のヘテロ構造を作製し,強磁性側へのスピン流注入による磁化制御を目指す.非磁性層としては遷移金属ダイカルコゲナイドの他に,近接効果によりスピン軌道相互作用が増強されたグラフェンも検討する.スピン注入効率の測定手法としては,昨年度までの研究にて立ち上げたスピン注入磁化反転,交流一方向スピン磁気抵抗効果の観測に加え,非局所4端子法でのスピン観測も含めて検討する.

Outline of Annual Research Achievements

電流-スピン流変換により生じたスピン流を用いて強磁性体の磁化方向を切り替える「スピン軌道トルク磁化反転」の効率化を目指し,(1)回路設計,(2)素子構造,(3)材料探索,(4)新奇物性の4つの観点から研究を行った.個々の実績を以下に述べる.
(1)スピン軌道トルク素子に2方向から電流を加えることで,強磁性体へと注入されるスピンの方向を任意にコントロールし,消費電力を1桁以上削減することに成功した.
(2)素子構造を非対称にすることで,従来のメカニズムでは難しい面直方向に加わるトルクが磁化に作用することを見出した.
(3)ワイル強磁性体Co2MnGaにおいては,外部スピン流源無しでも,自身が生み出したスピン流が磁化に作用しトルクを生じることを発見した.更に結晶軸に対して電流の印加方向を変えると,作用するトルクの大きさ,向きが大きく変わることを発見した.
(4)強磁性体/非磁性体2層構造において,強磁性体からスピン流が流出することで自身の磁化にトルクが作用する「自己誘起スピン軌道トルク」の存在を確認した.
(1)は磁化反転の直接的な効率化を実現しており,(2),(4)は全てのスピン軌道トルク素子において,強磁性体材料と非磁性体材料の組み合わせ,及び強磁性体電極の形状が効率化に重要であることを示唆している.また(3)は外部スピン源を用いない,かつ電流印加方向の異方性を利用した全く新しいスピン軌道トルク素子の実現可能性を示唆し,応用,基礎,両面において重要な発見と言える.
