Outline of Research at the Start

次世代パワー半導体材料として注目されるGaNはSiやSiCのように安価な自立ウェハが存在しないため普及に至っていない。これは、低価格な自立ウェハを作製するためには大面積かつ同口径の自立ウェハを複数枚取得可能な柱状結晶（インゴット）の作製が必要であるのに対し、従来育成法ではGaN結晶が六角錘状に成長して当該インゴットの作製を妨げることに起因する。申請研究では、酸化ガリウムを原料とする気相成長法(OVPE法)における3次元成長モードとウェハ端面の無極性面成長を利用することで世界初となる高品質・超厚膜GaNインゴットを実証する。
