Outline of Research at the Start

単層カーボンナノチューブ(CNT)に異種ナノチューブを同心積層した一次元ヘテロ構造について,成長機構解明と原子層種の拡張,さらに光学・輸送特性の評価を実現してきた.特定の一次元ヘテロ構造において,数層の絶縁層を介して内外の半導体層が電子的に結合し,ナノチューブ間に層間励起子が存在する.それにより,光吸収が増大し,電子・正孔分離に優れ,各半導体層内でのキャリア輸送も容易になることから,本研究では一次元ヘテロ構造光電変換素子に着目する.構造制御されたCNTから出発し,一次元ヘテロ構造の合成制御,光物性評価,デバイス特性評価を通じて,これらの集合体である薄膜を用いた新奇太陽電池の提案が可能となる.

Outline of Annual Research Achievements

単層カーボンナノチューブを内包したBNナノチューブ(単層CNT@BNNT)をチャネルとした電界効果型トランジスタ(FET)を作製,その性能を評価した.
CNT物性はその界面から大きな影響を受けてしまうため,CNT-FETの作製においては誘電体の選定が重要になる.特に界面トラップ密度が低い誘電体でないと,CNT内の電流が強い散乱を受けてしまう.ここでは,ダングリングボンドを全く持たないBNNTで単層CNTの周囲を包むことで,トラップ準位密度の低減を行った.結果,予想通りに単層CNT@BNNTチャネルにおいて,非常に高いサブスレッショルドスイング(68 [mV/dec])を得ることに成功した.これは,有効界面トラップ密度が5.2×10^11 [1/cm^2 eV]と通常の1桁以上低く抑えられたことを意味する.また,XeF2ガスによるBN層の除去にも成功し,単層CNTへの影響は僅かであることも明らかになった.これらの結果から,単層CNT@BNNT構造の有用性を示すことができたと言える.

また,光学計測では,多層BN層からのラマンピークが,単層CNTの振動モードとの結合した面外振動のモードとして出現していることが分かった.この多層BN層からのラマンピークの由来が不明であったことから,今後単層CNT@BNNT構造に対する詳細な分析が可能になっていくと考えられる.
さらに,単層CNT@BNNTにおける熱物性として軸方向の熱伝導率をラマン分光法によって計測した.軸方向の引っ張り歪みによって熱伝導率が向上すること,同時に単層CNTの長さが長くなるに従い熱伝導率が増加していくことも明らかにになった.

Reason

1次元ヘテロ構造,例えば単層CNT@BNNTのデバイス化における問題点であった,最外層であるBN層の局所的削除法についての解決策が明らかにすることに成功した.
XeF2ガスがBN層除去に有効であり,その際単層CNTへのダメージが僅かであることも分かった.これにより単層CNT@BNNTをチャネルとして用いたFETの設計・製作が可能になっただけでなく,他の電子デバイス構造への応用実現が当初の予定以上に加速されると考えられる.

Strategy for Future Research Activity

今後は,単層CNT@BNNT等の外層のBNNTの品質についても評価し向上させていくことを行っていく.その層数制御や高品質化は,単層CNT@BNNTを用いたデバイス作製の特性向上にもつながる.
また,BN層だけでなく遷移金属ダイカルゴゲナイト(TMDC)をチューブにしたTMDC-NT構造の生成技術開発,また特に最近注目を集めている表と裏で原子構造が異なるTMDC(Janus-TMDC)の合成も進めて行く.
