Outline of Research at the Start

量子コヒーレンスは、量子計算などの集積された量子ビット応用における最重要指標の一つである。ナノ寸法の量子構造でのスピン量子コヒーレンスは、結晶や構造の局所的な性質に依存し、その詳細は未解明となっている。本研究では、シリコンやゲルマニウムおよびその混晶の量子ドット系の特性を比較することで、通常は相容れないスピンの高寿命化・高速制御・高忠実操作の同時実現の可能性を拓くような、スピンコヒーレンスの新概念を工学的に示すことを目指す。

Outline of Annual Research Achievements

本研究では、IV族半導体量子構造中の非磁気的な相互作用が支配するスピンコヒーレンスを体系的に調べることでその制御原理を示し、新たなスピンコヒーレンス工学を開拓することを目指している。今年度は以下の重要な成果を得た。
Ⅳ族半導体量子構造中のより精緻な現象の観測にむけて、スピンダイナミクス測定系の拡充に取り組み、Si/SiGe量子ドットを用いてスピン状態を量子非破壊測定し、FPGAを用いた演算と測定結果に基づいたスピン操作を行うことで、初期化が可能であることを実証した。従来の方法とは異なり電子溜めを利用しないスピンの初期化方法となっている。また、非線形スピン・軌道相互作用によるスピンのコヒーレント制御においては、印加マイクロ波の振幅の増大に伴い励起準位が占有される効果が重要であることを初めて明らかにした。
SiGe混晶系量子ドットの開発に関して、歪みSiGe層の欠陥を抑制することで成長可能なGe組成範囲を広げた、高品質なSiGe混晶系の結晶成長に取り組み、Si(111)基板上に成長したSiGe/Ge多重量子井戸基板において歪SiGe層の挿入による基板特性の向上を確認した。
スピン量子ビットの電圧調整自動化の開発では、畳み込みニューラルネットワークと呼ばれる機械学習で用いられる手法の活用によって量子ドットの電荷状態分類を実証した。さらに勾配加重クラス活性化マッピングに基づく可視化を利用することで、分類性能の改善を実証した。
IV族半導体量子構造中の非磁気的相互作用の理解に関しては、Si/SiGe量子ビットにおけるスピン交換相互作用のゆらぎの観測に成功した。さらにスピン交換相互作用のゆらぎと、電子スピンの歳差周波数のゆらぎの間の交差相関を評価することで、電荷ゆらぎがスピンダイナミクスに与える影響を明らかにする新たな方法を開発した。

Reason

Ⅳ族半導体量子構造中のより精緻な現象の観測にむけたスピンダイナミクス測定系の拡充に関しては、量子非破壊測定に基づくスピン状態の初期化という当初想定していない成果が得られた。電子溜めを利用しないスピンの初期化は、動作温度や動作速度の観点から、今後のスピンコヒーレンスの体系的な研究において有用であると期待される。SiGe混晶系量子ドットの開発に関しては、歪みSiGe層による欠陥抑制が機能していることが確かめられており、順調に進捗していると考えられる。スピン量子ビットの電圧調整自動化の開発では、自動化の基盤となる量子ドットの電荷状態分類に成功し、さらに当初想定していなかった成果として、可視化による性能向上という結果が得られている。IV族半導体量子構造中の非磁気的相互作用の理解に関しては、フィードバック測定系の構築が順調に進捗しており、安定化にむけて良好な予備データが得られつつある。さらにスピン交換相互作用等のゆらぎの評価や、電荷ゆらぎの影響の新たな同定方法の開発など、当初想定していなかった学術的に重要な成果を挙げることができた。

Strategy for Future Research Activity

Ⅳ族半導体量子構造中の特異なスピン軌道相互作用の解明と制御にむけて、理論と実験の協力をさらに推進するとともに、より精緻な現象の観測にむけた読み出し精度向上に取り組む。スピンのコヒーレント制御に関しては、高次のスピンと軌道の自由度の結合によるデコヒレーンスを定量的に評価する。SiGe混晶系量子ドットの開発にむけて、本年度得られた成果を踏まえ、高品質なSiGe混晶系の結晶成長に引き続き取り組む。スピン量子ビットの電圧調整自動化・高速化技術の開発、非磁気的相互作用の理解とフィードバック制御では、本年度得られた成果を踏まえて自動測定、フィードバック測定の実現を加速する。
