Outline of Research at the Start

本研究では、エラーに強い量子情報技術のプラットフォームとして、申請者が独自に開発してきた強磁性半導体をベースとしたヘテロ接合のエピタキシャル成長と材料技術を活用し、半導体-強磁性-超伝導の機能をもつ複合構造を形成して、トポロジカル物性を解明する。、さらに、Majorana準粒子状態を観測、無磁場でゲート電圧で制御することによって、ロバスト性が高い究極のトポロジカル量子情報技術のハードウェア基盤を創ることを目指す。

Outline of Annual Research Achievements

量子情報技術の大きな課題であった外乱に強いプラットフォームを構築するため、申請者が開発した強磁性半導体をベースとしたヘテロ接合材料技術を駆使して、半導体-強磁性-超伝導の機能をもつ複合構造を形成し、Majorana準粒子状態を観測、ゼロ磁場でゲート電圧で制御することで、ロバスト性が高い究極のトポロジカル量子情報技術基盤を創ることを目的としている。今年度は以下の研究を行った。
(1)究極の狭ギャップ半導体として、世界最高品質の単結晶ダイヤモンド型結晶構造をもつα-Sn薄膜をIII-V族半導体InSb上にエピタキシャル成長することに成功した。量子輸送測定と解析により、α-Snがトポロジカル・ディラック半金属であること、膜厚を薄くすると2次元トポロジカル絶縁体(および通常の絶縁体になるなど、多様なトポロジカル相を持つことを示した。
(2)上記のα-Sn(トポロジカル物質)のエピタキシャル薄膜にEBやレーザ描画によってβ-Sn(超伝導体)の任意形状のパターンを書き込むことに成功した(2022年7月14日サイトビジットでのスライド資料p.43参照)。マヨラナ束縛状態は超伝導体の界面に存在することが理論的にわかっているので、この技術はトポロジカル量子回路の作製方法として有望であり、研究を進めている。
(3)InAs/InFeAsからなる量子井戸構造において、電子の波動関数操作によりピコ秒以下の超高速で磁化制御を実現し、テラヘルツ周波数帯で動作する低消費電力スピンデバイスに向けて新機能を実証した。
(4)非磁性半導体InAs/強磁性半導体GaFeSbからなるヘテロ接合を作製し、非磁性半導体に大きなスピン分裂(18meV)を観測し、電圧で制御できることを実証した。

Reason

2023年度は1年目であるが、強磁性半導体/非磁性半導体ヘテロ構造、量子井戸構造、トポロジカル物質/超伝導体からなるヘテロ構造の作製に成功し、その量子効果・量子現象を観測し、成果を論文にまとめるところまで到達した。

Strategy for Future Research Activity

引き続き、強磁性半導体/非磁性半導体ヘテロ構造、量子井戸構造、トポロジカル物質/超伝導体からなるヘテロ構造の作製技術を高め、機能開発とデバイス応用を行う。
