Outline of Research at the Start

半導体集積回路における熱マネジメント技術の基盤構築を目的とし、金属/半導体、金属/絶縁体、異種絶縁膜界面など、薄膜積層材料間の接合部の熱抵抗の決定要因を、大規模分子動力学シミュレーションとナノスケール構造分析、熱電特性評価を通じて解明する。特に界面近傍の遷移領域に着目し、遷移領域の構造的特徴から熱抵抗を予測する実用的な学理構築を目指す。次世代モビリティ時代のクールLSI技術、熱電発電デバイスの性能向上等の応用につなげる。

Outline of Annual Research Achievements

本研究の目的は、様々な薄膜積層材料間の接合部の熱抵抗の決定要因を、大規模分子動力学シミュレーションとナノスケール構造分析、微小熱電素子の熱電性能評価を駆使して解明することである。
分子動力学シミュレーションに関して、今年度は、アモルファスのSrOとアモルファスのSiO2の界面を取り上げ、界面近傍の組成遷移領域の厚さと熱抵抗の関係を調査した。界面の組成遷移領域が厚くなり、組成変化が緩やかになるにつれて界面熱抵抗が低下する傾向が確認された。また、Srイオンの質量を人為的に変化させた仮想的な系のシミュレーションを実施したところ、Srの質量が大きくなるほど界面熱抵抗が大きくなり、組成遷移領域の厚さ依存性も顕著になった。このことから、質量差の大きな異種酸化物同士の界面の熱抵抗を下げるには、組成変化を緩やかにすることが効果的であることが判明した。
微小熱電素子を用いた薄膜積層材料の熱電性能評価に関しては、熱電変換部の下に空洞を設けるプロセスを開発し、基板への漏洩熱流を抑え、面内方向の熱流成分を増やした素子性能を評価できるようになった。リソグラフィで形成したSiナノワイヤのゼーベック係数を精密に測定し、集積熱電デバイス全体に印加される温度差のうち、熱電変換部に印加される温度差が10%に満たないことが明らかとなった。熱電変換部以外の寄生熱抵抗成分の割合が定量的に明らかとなり、周囲の各部の界面熱抵抗を抑制することの重要性が一層明確になった。
また、空洞付きの微小熱電素子で熱電発電実験を行い、当研究グループとして過去最高の5.1μW/cm2/K2という高い比発電容量を達成した。さらに、70668段の素子を直列接続した大規模集積デバイスで熱流束センサとしての性能を評価したところ、世界最高の感度を有することが判明した。

Reason

分子動力学シミュレーションに関しては、組成および構造遷移の特徴が異なる様々な界面モデルのフォノン状態および界面熱抵抗を解析することを目指している。前年度の空孔型欠陥の空間分布との関係の調査に続き、予定通り組成遷移層の厚さとの関係を明らかにすることができた。今後は同種材料の結晶構造とアモルファス構造が接する界面の構造遷移に注目し、構造遷移層の厚さが界面熱抵抗に与える影響を明らかにする。
微小熱電素子を用いた薄膜積層材料の熱電性能評価に関しては、基板への漏洩熱流を防ぐ空洞付きの多段集積熱電デバイスが完成し、デバイスを取り囲む周辺の材料の熱抵抗をより詳しく調査することが可能となった。また、副次的な成果として、高い発電性能や熱流束感度のデバイスの試作に成功した。

Strategy for Future Research Activity

(1)分子動力学法による界面熱輸送シミュレーション:前年度に続き、異種材料界面の熱輸送プロセスを非平衡古典分子動力学シミュレーションで計算し、界面熱抵抗を計算する。前年度に得られた組成遷移領域の厚さと熱抵抗の関係の解析を進めるとともに、今後は構造遷移層の厚さが界面熱抵抗に与える影響も調査する。
(2)薄膜積層材料を含む微小熱電素子の開発:引き続き微小熱電素子の試作を進め、微小熱電素子に熱を効率よく局所注入するための積層薄膜構造を探索する。今後は電気的な配線層を熱電変換部と同じ層に押し込め、寄生熱抵抗を大幅に抑制したデバイス構造の作製に取り組む。
