Outline of Research at the Start

近未来社会では、自動車の自動運転や IoTを始め、これまで以上に多くのデジタル情報を利用する。また、情報処理デバイスの消費電力の上昇が社会問題になっていることは周知の事実である。既存デバイスは、電子の電荷を利用したデバイスが主であるが、本研究では電荷と磁性を相関させた交差相関特性を利用することで、既存デバイスを凌駕する革新的材料の開発を目指している。特に、本研究課題では交差相関材料の分極(デジタル情報の0,1に対応)の反転プロセスを明らかにする。

Outline of Annual Research Achievements

磁性材料には磁石になる強磁性材料のほか、磁石にはならないが超高速動作や超高集積が可能とされる反強磁性材料と呼ばれる材料がある。反強磁性材料は、強磁性材料のようにN‐S極が現れないため、従来は制御不可能な材料とされてきた。本研究課題では、交差相関と呼ばれる電界(誘電性)と磁性の相互作用を利用することで、反強磁性材料を制御可能な材料として発展させ、また、その磁性を超低消費電力かつ超高速駆動の原理実証を目指すとともに、そのメカニズムの解明を目的としている。2023年度は、交差相関を示すCr2O3薄膜に対して、従来の強磁性層結合型薄膜から、低エネルギー・高速駆動が期待できる強磁性フリー構造に展開し、そのスピン方向の検出、スピン反転の実証、スピン反転プロセスの可視化、スピン反転磁場の電界変調に取り組んだ。主な成果として、非磁性重金属/Cr2O3積層構造を利用することで、異常ホール効果によるスピン検出が可能であること、また、Cr2O3層の膜厚を低下させることで等温スピン反転が可能であること、放射光を利用したナノ磁気計測によりスピン反転が磁壁移動により進行すること、電界によりスピン反転磁場が高効率に変調できることを明らかにした。これらの成果は、日本金属学会、日本磁気学会、IEEE INTERMAG等の国内学会・国際会議で発表するとともに、国内学学会の研究会において、複数の招待講演を受ける等、研究ソサイエティからも高く評価されている。Applied Physics Letters等の学術雑誌で論文発表した。特に、電界によるスピン反転の電界変調は、従来の強磁性材料と比較して、50倍以上高効率であることを見いだし、論文発表とともにプレスリリースを進めた。

Current Status of Research Progress

2: Research has progressed on the whole more than it was originally planned.

Reason

当初の予定通り、Cr2O3薄膜の膜厚を低下することで等温でのスピン反転・検出が可能になったことに加えて、放射光を用いたナノ磁気計測を駆使することで、マクロな磁化を示さない反強磁性体に対するスピン反転の可視化を達成し、また、スピン反転の電界変調を世界に先駆けて示したことは、高い注目を受けている。これらの成果をもとに論文・招待講演も増加傾向にあり、当初の予定通りに進捗していると判断している。

Strategy for Future Research Activity

2023年度の主な成果として、電界による反強磁性スピン反転の超効率制御を達成した。(従来材料の約50倍)一方、動作温度は8℃にとどまっており、室温駆動に向けた取り組みが必要である。2024年度は、室温駆動に向けた素子構造の最適化を主な課題として、同時に、高速駆動に向けたスピン熱安定性の解明等にも展開する。
得られる成果の情報発信として、国内外の学術講演大会、学術論文の他、社会的インパクトを勘案したアウトリーチ活動も積極的に進めたい。
