Outline of Research at the Start

酸化物二重量子井戸構造の共鳴トンネル現象を利用してスイッチング動作を行うモットトランジスタの実現を目指す。そのために、素子動作中の量子化状態を可視化するオペラントμARPES測定装置を開発し、原理検証とその知見に基づいた構造設計を行う。この「みる」技術と、酸化物量子井戸構造を「つくる」技術との高いレベルでの融合により、強相関波動関数エンジニアリングに基づいた新原理のモットトランジスタを創製する。

Outline of Annual Research Achievements

本研究の目的は、二重量子井戸間の共鳴トンネル現象を利用した新原理のモットトランジスタを創製することにある。具体的には、量子準位間の共鳴トンネルを利用してモット転移層における金属・絶縁体転移(On/Off動作)を制御するという新たな動作原理を提案し、その実現を目指している。本年度は、オペラントμ角度分解光電子分光(ARPES)立ち上げを進めつつ、強相関波動関数エンジニアリングに基づいた新しい原理のモットトランジスタの設計に必要となる実験を行い、下記の成果を得た。

1)モット転移量子井戸層物質として、組成xにより金属(SrVO3:x = 1)からモット絶縁体(LaVO3:x = 0)まで変化させることができるLa1-xSrxVO3を検討した。ARPESによる測定の結果、x = 0.5辺りで組成依存の金属・絶縁体転移を示す事が明らかになった。このことから、La1-xSrxVO3はモット転移量子井戸層として有力な候補物質であると結論づけた。
2)4d系SrNbO3は、3d系に比べて長いλをもつため、金属量子井戸層の候補物質として期待される。この応用可能性を検討するため、SrNbO3とバリア層SrTiO3との界面電子状態を、元素選択性をもつ共鳴光電子分光により調べた。その結果、SrTiO3界面側に金属状態が形成されていることが明らかになった。詳細な理論解析により、この金属化は界面電荷移動によって生じていることを明らかにした。また、この電荷移動がO 2p準位と遷移金属イオンd準位間のエネルギー差の大小で予測できることを突き止め、界面電荷移動の制御方針を確立した。
3)極性酸化物層を導入した二重量子井戸の構造・作製条件を見直したところ、上部量子井戸において内部電界印加誘起の金属・絶縁体が生じている可能性を見出した。

Reason

縮小光学系を導入した「マイクロRPES装置」は順調に稼働しており、ほぼ設計通りのマイクロスポット(10x15マイクロm2)でのARPES実験ができるようになっている。また、オペラント測定のための電圧印加ホルダーの設計も終了した。放射光施設における装置のため、電圧印加ホルダーの導入および最終的な動作確認を行うための機会を調整している最中である。

一方で、既存の装置を用いた、モットトランジスタ構造を設計するための電子論的パラメータ(1.量子井戸層のポテンシャル深さと量子化準位、2. 強相関電子のバリア層内におけるトンネルコヒーレンス長、3バリア層への最適な印加電圧)の決定については、当初の予定通り進捗している。

Strategy for Future Research Activity

縮小光学系を導入した「μARPES装置」は、ほぼ立ち上げが終了し、ほぼ設計値値通りのμスポットサイズでARPES測定が出来るようになった。また、ARPES像の空間分布を得るためのプログラム等の整備も進み、μスポット(10x15μm2)でデバイス上を操作しながら任意の点で測定が可能になっている。そのため、今後はこのマイクロARPES装置に電圧印加ホルダーを導入して、デバイス動作時の量子化状態を可視化することのできるオペラントμARPES装置へと進化させていく。それと同時並行して、共鳴トンネル誘起モットトランジスタの構造設計・原理検証のために、既存の装置を用いた研究を進めていく。
