Outline of Research at the Start

次世代無線通信用増幅器として期待されている窒化ガリウム(GaN)系トランジスタの高性能化には、電流の漏れを抑止する絶縁膜をゲート金属と半導体界面に挿入する構造が有望であるが、絶縁体／GaN系材料の物性は未解明である。本研究では、種々のGaN系材料界面について、その電子状態と電子伝導特性がトランジスタ特性に与える影響を明らかにし、GaN系トランジスタの動作安定性の向上と高性能化を目指す。低損傷加工技術を駆使したトランジスタの試作と、その動作の実験および理論的解析を進め、より広い電圧駆動領域で安定動作する「マルチチャネルトランジスタ」の開発につなげる。
