Research Abstract

1.量子井戸電界効果形発光素子に関して、以下の特性を持つ動作を室温において初めて実現した。
(1)超格子バッファ層を用いることにより結晶性の改善をはかり、低注入電流(〜10A/cm^2)で、片面1%の外部効率が得られた。また、その内部効率は100%に近いと推測される。
(2)活性層内のキャリア密度を一定に保ったままで、電界効果によるキャリアの発光再結合寿命の変化のみにより発光強度を変化させるという、この素子において本質的に重要な動作を実現した。
(3)発光強度の変化に要する時間はキャリア寿命には制限されず、300psec以下の、発光ダイオードの動作としては極めて高速な動作を実現した。
(4)発光強度のオン、オフ比は10対1以上ある。
以上、低電流、高効率、高速発光素子という非常に実用性のある特性が実現されており、今後素子講造の改良により光の取りだし効率、スイッチング時間等を改善することで、この素子の実用化が見込まれる。
2.電界スクリーニングを用いた光双安定素子の双安定動作を初めて実現した。動作に必要な光入力は、1W/cm^2であり、スイッチングエネルギーは1fJ/μm^2程度、スイッチング時間は100nsec程度と見積られる。この素子は、照射光をある程度離すだけで、平面状の素子を分離することなく多数、相互に独立に動作させうると考えられ、上記の特性と合わせて二次元集積化に適した光回路素子の実現が今後期待できる。
3.ピコ秒域での光電流のオートコリレーションによる時間分割測定の結果、サブピコ秒の信号応答を観測した。これは、仮想励起キャリアが引き起こす超高速現象を間接的に捕らえたものである。
