Outline of Annual Research Achievements

本研究では、3次元のナノポーラスグラフェンによる高性能テラヘルツ素子の開発を目的とする。この材料は、3次元曲面を持ちながら、線形なバンド構造、高いキャリア移動度等、単層グラフェン特有の性質を保持している。さらに、光吸収率が単層グラフェンよりも格段に高く、多数のポーラスを有するため、電子・熱物性をポーラスの形状やドーピングにより制御することができる。以上から、本材料はテラヘルツ素子として有望である。本研究は、3次元ナノポーラスグラフェンの電子・光・熱物性とデバイス開発をお互い相関させながら進めた。
今年度は、昨年度得られた知見を基に、実際にpn接合を有する3次元ナノポーラスグラフェンデバイスを作製し、性能を評価した。この材料は外部からのドーピングなしでは通常p型である。これに対して、ドーピング液を滴下する化学的な手法により、一部をn型に変換し、これによりpn接合を作製した。テラヘルツ応答の位置依存性を測定したところ、pn接合部で大きな応答信号を見出し、テラヘルツ素子としての動作を確認した。
また、ポーラス(孔)がどのように効いているかを探求するため、磁気抵抗を測定・解析した。結果から、支配的な散乱機構が孔径によって変化することが分かった。この結果はディラック電子系の局在現象を幾何構造で制御できることを示しており、デバイスの更なる高性能化に向けて重要な知見を得ることができた。
