Outline of Annual Research Achievements

Type-I遷移金属ダイカルコゲナイド・人工ヘテロ構造の光物性)
これまでに報告されている単層遷移金属ダイカルコゲナイド同士のヘテロ構造は、その多くがType-IIと呼ばれるバンドアライメントとなっている。その一方で、価電子帯の最上部と伝導帯の最下部が同じ層に存在するType-Iでは、バンドギャップの広い層(バリア層)によって狭い層(井戸層)に電子とホールが空間的に閉じ込められる。そのため、半導体光デバイスにおいて最も基本的なバンドアラインメントとなっている。しかし、六方格子の対称性を有する単層遷移金属ダイカルコゲナイド(MX2:M=Mo, W, X=S, Se, Te)ヘテロ構造では、Type-Iバンドアラインメントは報告されておらず、未だ研究が進んでいない。
そこで本年度は、第一原理計算からType-Iバンドアラインメントが予想される、WSe2とMoTe2を積層したWSe2/MoTe2ヘテロ構造を作製し、その光学的性質を詳細に調べた。その結果、WSe2/MoTe2ヘテロ構造においてバリア層となるWSe2層の発光が大きく減少する一方で、MoTe2と同じエネルギー位置にヘテロ構造においても明確な発光が観測された。さらに、WSe2層の層数を増やしたヘテロ構造を作製し発光を測定すると、層数の増加に応じて発光強度が増大する事が観測された。これらは、このヘテロ構造のバンドアラインメントがType-Iであること、さらに、バリア層による吸収が実効的に増大し、光励起キャリアの移動で井戸層MoTe2からの発光強度が増大することを示している。このようにMoTe2とWSe2を積層した系では、Type-Iヘテロ構造に固有なキャリアダイナミクスや発光強度の増大など、特徴的な光学特性を示すことが明らかとなった。
