Outline of Annual Research Achievements

今年度は、昨年度の研究を引継ぎ、以下のことを行った。
(1)昨年度は、(001)InP基板上のエピ成長されたInGaAs二重量子井戸のエピ面をエピレディ(001)Siウェハ表面に接合し、(001)InP基板をおおよそ3umの厚さになるまで結晶研磨することに成功していた。今年度は、(001)InP基板を完全に除去するべく更なる化学機械研磨を行ったが、残念ながら剥離が激しく、測定に耐えうるデバイスを完成させることはできなかった。(2)昨年度修理した希釈冷凍機を用いて、歪のかかったInGaAs量子井戸試料の弱局在-弱反局在転移を観察することに成功した。予備的な実験結果からすると、当初予想したドレッセルハウス効果の増大は顕著には見られていないようである。最終的な結論を得るには、今後の詳細な解析および追加の実験が必要である。(3)メソスコピック・リング配列構造で見られていた、時間反転経路間の干渉効果(AAS振動)の実験結果を定量的に再現する理論数値モデルの構築に成功し、論文を投稿した。(4)昨年度、海外共同研究加速化基金の援助を受けてブラジルサンパウロ大、米国パデュー大と議論を重ねた、二重量子井戸(DQW)デバイスにおけるインターバンド・ラシュバ効果を用いたエデルシュタイン効果増大法に関して、1年かけて計算手法を洗練させた。その結果、単一量子井戸で期待されるエデルシュタイン効果に比べ、DQWデバイスにおいては、40倍以上の大きさのエデルシュタイン効果を発生させられるという理論予測結果を得た。
