Research Abstract

これまでに強磁性ナノコンタクト磁気抵抗(NCMR)素子(強磁性層にFe_<50>Co_<50>、スペーサー層にAlO_xNOL(Nano-Oxide-Layer)を用いたスピンバルブ素子)についてスピントルク励起型マイクロ波発振を測定した結果を報告した。測定試料の膜構成はunderlayer/lrMn15nm/COFe3.3nm/Ru0.9nm/Fe_<50>Co_<50>2.5nm/Al-NOL/Fe_<50>Co_<50>2.5nm/Cappinglayerであり、素子サイズは0.4×04μm^2、MR比は4~5%、面積抵抗(RA)は0.7~1.6Ωμm^2である。その結果、磁壁の閉じ込め方によってマイクロ波発振の周波数が異なることが示され、さらにフリー層の磁化方向がリファレンス層の磁化方向と完全に反平行であるときには発振が観測しにくいといった本系独特の特徴ある実験結果が得られた。また、18GHzを超える高いQ値=2300(f/△f:△f=8MHz)のシャープな発振を観察している。この結果は狭窄磁壁とそれに接したフリー層強磁性体を考慮したスピントルク発振シミュレーションの発振周波数とほぼ一致する。さらに、磁化反平行状態を0deg.と定義して印加磁場を膜面内方向で回転させ、ネットワークアナライザを用いたナノ狭窄構造薄膜のスピントルク強磁性共鳴(ST-FMR)による直流電圧スペクトルを測定した。ST-FMRスペクトルと発振スペクトルはともに9GHz付近で共鳴および発振を示した。ST-FMRスペクトルではフリー層磁化の共鳴と考えられる周波数以外に複数の共鳴ピークを示した。一方、発振スペクトルは線幅の狭い単一のスペクトルのみである。この両者の差異を周波数の磁場変化のキッテル式を用いたフィッティング解析から強磁性ナノコンタクトに幾何学的に閉じ込められた磁壁のスピントルク振動に基づいて考察を行った。
