Research Abstract

21年度は、集積型立体構造に微小有機半導体単結晶キャリア伝導チャンネルを構成する手法の開発に取り組み、MEMS技術を用いたシリコン基板やプラスティック材料の立体構造を作製する手法の開発を進めた。それまでの、十ミクロンスケールの縦型マルチチャンネルを有する多結晶薄膜トランジスタの動作に成功したプロセスを発展させて、スケールダウンするとともに欠陥の少ない高品質の単結晶を構造上に成長する方法を工夫した。22年度には、こうして得られた三次元構造を用いて、「三次元有機トランジスタ」や領域内共同研究による「金微粒子と有機単結晶薄膜の室温塗布による高性能有機トランジスタの開発」を行った。
「三次元有機トランジスタ」では、単結晶の有機トランジスタと組み合わせてMHz級のデバイス応答を実現した。この結果は、論理回路素子への展開が可能なほどに高性能な有機トランジスタ開発1のベースとなる(Appl.Phys.Lett.??)。「金微粒子と有機単結晶薄膜の室温塗布による高性能有機トランジスタの開発」は、領域内の筑波大学金原氏との共同研究である。同氏が開発した、室温塗布プロセスのみによって低抵抗の金属伝導が実現する金微粒子を用いて、インクジェット装置による塗布プロセスを開発した。金微粒子の分散液が親水性であって、疎水性の有機半導体表面には通常の方法で塗布することが難しいために、ここでも立体構造を用いて濡れ性を制御する手法によって、有機半導体との密着性を高めた。その結果、研究代表者の有する高性能有機単結晶薄膜と組み合わせて、塗布のみによる高性能有機トランジスタを実現できた。
