Outline of Research at the Start

原子層物質を人為的に積層することにより形成される格子不整合な二次元ナノ界面は、顕著な断熱性を示す。この二次元界面は、高性能熱電変換や異方性熱輸送など新たな機能創出に繋がる可能性を秘めているが、その断熱性と電気伝導・熱起電力特性との関係は全く分かっていない。そこで本研究では、金を温度計金属として用いた時間領域サーモリフレクタンス法という申請者独自の熱輸送測定と、原子層積層技術・垂直デバイス作製技術を駆使し、系統的に界面構造を変化させた格子不整合二次元界面を対象に、その熱伝導・電気伝導の相関の解明し、また、熱起電力との関係を解き明かす為の端緒を得る。

Outline of Annual Research Achievements

申請者が有する金をトランスデューサとして活用した時間領域サーモリフレクタンス(TDTR)法を活用し、試料やデバイス構造に工夫を凝らすことにより格子不整合な2次元ナノ界面における熱伝導および電気伝導の解明(課題1)、および電気化学的に熱輸送を変調(課題2)することが可能であることを実証した。また、計測システムを改良し、顕微での計測が可能とさせ、単一ドメイン試料における熱伝導計測を達成した。課題1に関しては、化学気相法で合成された単層MoS2を4層積層した試料を作製し、金電極上への転写し、更に金電極をその上部に形成することにより、4層MoS2における熱伝導および電気伝導を計測することに成功した。有効熱伝導率は0.05 Wm^-1K^-1程の低熱伝導でありつつ、電気伝導率はバルクの10分の1程度であることを明らかにした。また真空アニーリングによって、系統的に熱・電気コンダクタンスを増大可能であり、両者に一次の相関があることを明らかにした。理論計算により、層間距離の減少が主たる寄与であることが示唆されている。また課題2については、導電性ポリマー薄膜を対象として、イオンゲルを用いたイオンの電界による出し入れにより、熱伝導率が可逆的に変調されることを明らかにした。熱伝導は0.13 Wm^-1K^-1から0.23 Wm^-1K^-1程度へとイオンドーピングにより変調されることを明らかにした。導電性ポリマーにおける熱伝導の電界制御が可能であることを実証したはじめての例である。また顕微TDTR系を構築し、3層の単一ドメインMoS2における熱伝導率を決定することが可能であることを明らかにした。今後、積層角やヘテロ構造における熱・電荷輸送の相関の解明を可能とする計測手法の端緒を得た。
