Outline of Annual Research Achievements

理論研究グループの半導体ナノスピントロニクス材料のデザインの検証並びにナノスピンメモリデバイスの実現を狙いとして、スピノーダル分解を利用し、GaDyN、GaCrN、GaGdNというスピントロニクス材料による自己形成縦型ナノ量子細線、量子井戸構造の物性評価、また、スピンメモリデバイスの試作を行う。本研究の遂行にあたり、理論研究グループと情報交換し、研究目的の達成を図る。。
GaGdNでの自己形成縦型ナノ細線構造作製及びGdの高濃度添加実現に向けて分子線エピタキシー(MBE)装置を用いて成長、作製及び評価を行った。高濃度のGdをGaNなのロッドに添加すると、横方向の成長モードが促進され、GaGdNナノロッドの直径が太くなる傾向があり、濃度を更に高くなると、連続膜化してしまう。この問題を克服するために、GaGdNナノロッドにGaN層を混じって成長すると、高濃度のGdが添加できた。つまり、GaGdN/GaNナノロッドを作製すれば、高濃度のGd添加が実現できる。また、GaGdN単層膜構造の研究では、スピノーダル分解に起因とする自然超格子の形成が確認できた。自然超格子の形成により、より強い室温強磁性が観察され、吉田佐藤理論を用いることで、この現象を解釈できた。更に、量子井戸構造中のスピノーダル分解を注目し、GaGdN/AlGaN多重量子井戸(MQW)を作製した。磁性元素Gdを添加した量子井戸からスピンメモリデバイスの作製に大変重要な巨大磁気光学効果を発見した。
