Outline of Annual Research Achievements

二年計画の二年目にあたる今年度は, 単層二硫化タングステン(WS2)の完全構造制御合成に特化した研究を行い以下の成果を得た.
従来のWS2を始めとした遷移金属ダイカルコゲナイド(TMD)の結晶成長手法では, 基板上の任意の位置から様々な大きさの結晶成長が行われるため, 結晶構造(位置, サイズ, 結晶性等)にばらつきが大きく, これらを制御した合成は全く実現されていないのが現状である. このような構造制御合成は, TMDの各種産業応用を見据えた場合に, 非常に重要な課題である. そこで本研究では, 単層TMDの構造制御, 具体的には成長位置, サイズ, 結晶性(単結晶, あるいは多結晶)を全て制御する完全構造制御の実現を目指して研究を行った. まず, 最大の問題である結晶成長位置を制御するためには, 核発生位置を制御することが重要である. そこで, 核発生誘発物質として金ドットを用いる手法を考案した. あらかじめ金ドットを配列した基板に対して単層WS2合成を行った結果, 金ドットを中心として高品質な単層WS2が合成されることを明らかとした. また, 本手法において, 様々な合成条件下で実験を行った結果, 単層WS2が金ドットから成長する確率が合成温度と金ドット直径に強く依存していることが明らかとなった. さらに, 単層WS2の結晶性(単結晶, あるいは多結晶)が金ドット直径とWS2の結晶サイズの比によって決定していることを見出した. また, これらの情報をもとに合成条件を最適化した結果, ウェハースケールで単層単結晶WS2を集積化合成することに世界で初めて成功した.
本研究において得られた単層単結晶WS2のウェハースケールでの集積化合成に関する成果は, 今後のWS2を用いた光電子デバイス応用に向けて極めて大きな貢献が期待できるものである.
