Outline of Annual Research Achievements

テラヘルツテクノロジーは、電波天文学・固体物理学・生体分子分光学などの基礎学術分野からセキュリティ・情報通信・医療などの実用分野に至る幅広い分野での応用が期待されている。ところが、この周波数帯域は光(フォトニクス)と電波(エレクトロニクス)の間に挟まれているため、他帯域に比べ発展途上である。テラヘルツデバイスの中でも高性能なテラヘルツ検出器は強く求められている技術である。現在の室温検出器としては、焦電検出器、ショットキーバリアダイオード、光伝導アンテナ等が知られているが、感度が低いため高精度な計測ができないことが問題となっている。以上を背景とし、高性能テラヘルツ検出素子の開拓を目指して、ナノカーボンのユニークな特徴を利用した研究を行った。得られた成果は以下の2点である。①高いテラヘルツ吸光度を持つカーボンナノチューブアレイ薄膜によるテラヘルツ検出器のノイズ密度スペクトルを測定したところ、熱雑音極限まで達していることを見出した。この検出器のテラヘルツイメージング応用を行い、遮蔽物背後の物質検知に成功した。また、この試料の低温下でのテラヘルツ応答を調べたところ、別のメカニズムによる応答を見出し、感度が室温に比べて3桁程度向上することが分かった。②立方晶窒化ホウ素基板上(物質・材料研究機構の谷口博士、渡邊博士よりご提供)のグラフェン試料によるテラヘルツ検出について検討し、最適なチャネル形状を特定した。
