Outline of Annual Research Achievements

不揮発性抵抗変化型ランダムアクセスメモリ(ReRAM)は抵抗変化が高速であり、大きな抵抗変化比を保ったまま微細加工できるために次世代メモリとして期待されている。酸化物(Ox)を金属電極(Metal)で挟んだM-Ox-M構造における抵抗スイッチ効果を利用したメモリの研究開発が活発に行われており、本研究では、第一原理シミュレーションを基に、その伝導パス(フィラメント)の形成過程と構造熱揺らぎに着目した計算を行った。具体的には、実験報告のあるタンタル酸化物を利用した系について検討した。
まず、タンタル酸化物の結晶構造と酸素欠陥導入による構造変化と電子状態変化を調べた。室温で最も安定なλ構造を取り上げ、構造最適化計算によりTa-O平面内での酸素欠陥が安定であることがわかった。欠陥導入後に500 Kで分子動力学計算を行ったところ、Ta-O平面構造が大きく揺らいでおり、その結合ネットワークの再配列が酸素欠陥の移動を促進していることが予測された。次に、タンタルを電極としたM-Ox-Mモデルを構築し、Ta-O平面内の酸素欠陥濃度と第一原理伝導計算による輸送特性の相関を得た。さらに、ON状態にした後、500 Kで分子動力学法を行い、その構造が熱力学的に安定であることも確認した。最後に、スイッチング効果に対してAccelerated MD法を用いてタンタル酸化物中の酸素イオンを電極側に移動させることで、SET/RESET動作を電極界面での酸化還元過程として捉え、大きな抵抗変化比を再現できることを示した。
