Outline of Annual Research Achievements

電極間に架橋された単一SWNT素子にProtoporphyrin (PP), Zn-protoporphyrin (ZnPP), Phosphomolybdic acid (PMo12) の3種類の分子を修飾させ、SWNTを流れる直流電圧に、2状態間を遷移する離散的なRTS雑音が発生することを見出した。遷移頻度が低いPP分子のような場合は明らかな2状態が見られるが、遷移頻度の高いPMo12分子では、SWNT素子電流と分子修飾素子電流の違いは見分けがつきにくい。しかしながら一定時間の電流ヒストグラムからは分子修飾素子電流は明らかな2つのピークを示しており、その違いは明らかであった。
また、電流雑音の周波数特性評価、即ちパワースペクトル密度計測行ったところ、RTS雑音に対応するローレンツ型の依存性スペクトルが現れた。RTS雑音およびローレンツ型スペクトルは分子が吸着したときのみに観察されたことから分子由来であることが明らかである。これまでのCMOS研究によりRTS雑音はトラップサイトにおける一電子補足と放出といった一電子事象であることが示されている。また、パワースペクトラムにおけるローレンツ型ピークは、RTSが明確に電流-時間信号に認識できない分子修飾素子においても8割以上という高い確率で観察された。またローレンツスペクトラムの限界周波数特値は分子によって明確な違いを見せている。複数の素子に対し、CNT+PP:67.7±17.3 Hz、CNT+ZnPP:539.4±5.4 Hz、CNT+PMo12 :755.9±29.4 Hz、のように非常に狭い範囲で現れており、分子固有の酸化還元エネルギーのような物理量を反映していると考えられるが、吸着状態等その他の要因が強く関与している可能性も否定出来ない。
計測は室温において行われており、素子に使われたSWNTは半導体で、大部分がp型特性を強く示す為、十分なエネルギーを持った電子が比較的安定な分子の負の一価帯電状態を作り出し、放出されることで発生していると考えている。
