Research Abstract

本年度は、DERI法を用いた高品質厚膜InGaN成長技術開発およびp型InN評価に関する検討を行った。
Metal-rich条件でのInGaN成長とこれに続くDEP (Droplet Elimination Process)において、N^*だけでなくGaも同時に追加照射を行うプロセスを繰り返すことにより、InGaN厚膜成長を行った。XRD、断面TEM観察の結果から、均一なInGaNが成長していることがわかった。またGa fluxの減少に対して線形にIn組成が増加しており、本手法においてもGaとN^*の供給量比でInGaNの組成を容易に制御できることを示した。本検討では、In組成70%までのInGaN厚膜化に成功している。以上の結果は、広い組成範囲でのInGaNの厚膜成長が、DERI法を用いることで再現性よく可能になったことを示すものである。
Mgドープp型InNの評価として、種々のMgドープInN結晶を作製し、ECV、Thermo-power、XPS、I-V測定を用いて評価を行った。まず、MgドープInNを成長する際のアンドープの下地InN層の厚さの変化が及ぼす影響を調べた。異なる厚さの下地InN層をもつMgドープInNをThermo-powerにて評価した結果、下地InNの厚さが薄くなるにつれて、Seebeck係数が大きくなりp型伝導を示す傾向が見られた。parallel conduction modelを用いたSeebeck係数変化の解析とECV評価の結果から、それぞれのMgドープInNにおけるp型導電率は、[Mg]=1.1×10^<19>cm^<-3>で10.5(Ωcm)^<-1>、[Mg]=5.0×10^<19>cm^<-3>で7.1(Ωcm)^<-1>と見積もられた。またMgドーピングInNの膜厚を2μm以上まで厚膜化することで、残留不純物濃度や欠陥密度を低減化することができ、800V/K以上の非常に高いSeebeck係数をもつp型InNの作製に成功した。
