Research Abstract

まず電子デバイスとしての特性を評価するため、走査型プローブ顕微鏡を用いてCNTFETの評価を行った。静電気力検出に基づいた電位分布の大気中測定では、ゲートバイアスストレスに依存した電位像およびその過渡応答を観測し、この現象がI_D-V_<GS>特性におけるヒステリシスと対応していることを明らかにした。さらに真空中測定では、ナノチューブあるいはSiO_2/Si基板中の欠陥に対応したと思われる電位分布の不均一を観測した。一方プローブ探針を局所ゲートとするSGM測定においては、ショットキ障壁トランジスタモデルと合致するSGM像を得るととともに、別のデバイスではそれとは異なるドット状のSGM像を得た。後者の結果は、金属ナノチューブチャネル内に形成された欠陥が電位障壁を形成し、これが探針で変調された結果として説明できる。
光デバイス設計のための基礎データを取得することを意図して、顕微分光測定を用いた光吸収断面積測定を行い、7.4×10^<-5>nm^2/C-atomを得た。またPL発光分布からカリラリティ分布を見積もるとともに、PL効率がカイラリティに依存することを明らかにした。
