Research Abstract

1.プラズマCVDを用いた、半導体的振る舞いを示すCNTの優先成長の原因について、FET特性評価、ラマン散乱、走査型局所ゲート顕微鏡(SGM)技術を用いて詳細に検討し、金属CNTに導入された欠陥・吸着分子等により障壁が形成され、実効的にバンドギャップが開くことに起因することを明らかにした。
2.CNTが基板に接すると発光効率が大きく低下することを明らかにするとともに、その対策として、基板と接しない素子作製技術を検討し、電子ビーム微細パタン形成技術の詳細検討により基本技術を確立した。
3.発光の基本となる電子/正孔同時注入動作を実現する方法として、分離デュアルゲートによる電界注入構造を考案するとともに、電子ビームによる微細パタン形成技術の詳細検討により擬似pn接合の作製を可能とし、電子/正孔同時注入動作を実現した。
4. 嫌気環境CNT成長装置のヒータ改良と原料ガスのアセチレンへの変更により、炭素汚染が少なく継続的なCNT成長が可能な条件を明らかにした。
