Research Abstract

気体・液体・固体(VLS)反応法を用いて作製される酸化物ナノワイヤ形成における創発現象を探索した。本年度は、酸化錫ナノワイヤVLS形成プロセスにおけるアンチモン不純物ドーピングの効果を検証した。その結果、以下の事項が明らかとなった。第一に不純物ドーパント量が低濃度の場合は、ナノワイヤ中に取り込まれる不純物濃度と相関した電気伝導度が観察された。ここで重要な点は、その不純物ドーピング過程が強い動力学特性を示したことにある。具体的には、供給原料中の不純物濃度を増加させてもナノワイヤ中に取り込まれる不純物濃度には上限が存在することを明らかにした。従来は、供給原料中の濃度がナノワイヤ中へ取り込まれる不純物濃度と相関することを仮定して議論が行われてきたが、本結果はVLS過程における強い動力学特性を考慮する必要を示した。第二に、供給原料中の不純物濃度を過剰に設定した場合に、長周期(200nm)のアーチ状のメソ構造が発現することを明らかにした。この発現したメソ構造が雰囲気中に存在する不純物がナノワイヤ構造中に取り込まれて起こる熱力学的安定構造に起因するものではなく、VLS成長中の固液界面近傍に不純物が存在することに関係していることを、詳細な構造・組成分析(HRTEM、STEM等)の結果から明らかにした。これらの結果は、観察されたメソ構造が固液結晶界面の不安定性に起因する創発現象に由来することを明らかにするものである。
