Research Abstract

合成班は,それぞれの独自の研究技術・合成技術を持ち寄り,綿密に情報交換して行く中で,高品質・高機能グラフェンの合成技術を確立すべく,その評価も積極的に進めてきた。得られた成果は,論文投稿30件,昇進・受賞ハイライト12件,社会貢献3件と,初年度にも拘らず,多くの結果を挙げることが出来た。特にH25年に合成班に重点的に配分された予算により,各研究分担者は合成装置の導入・立ち上げを実施し,滞りなく最適化を進めてきてきた。
各研究分担者の研究成果は,(1)超高真空加熱炉の導入によるSiC-Si面周期的ステップの形成と均質単層グラフェンの形成(楠), (2) Ni金属蒸着「その場」還元法による還元機構の解明,およびラジカル種によるより安全な溶液中還元法の創出(斉木), (3) 化学気相成長(CVD)法による100mm角以上のグラフェン形成の実現、およびエッチング析出法による良質(80-140μΩcm)グラフェンの実現(野田),(4)アルコールCVD法を用い、核生成密度の制御により数ミリ程度の六角形フレーク状単層グラフェン合成に成功(丸山), (5)層状遷移金属ジカルコゲナイドのCVD法による合成装置を新設し, 六方晶窒化ホウ素上に単層~数層のWS2,MoS2,NbS2薄膜の合成に成功(北浦),(6)原子層化反応を駆使し,レドックス活性なジフェニルアミノ縮環ポルフィリンや近赤外応答性のパープリン二量体などの原子層分子を創出(依光), (7)吸引ろ過と転写プロセスにより均一な高純度カーボンナノチューブ薄膜化を実現し,高いオン/オフ比を有するフレキシブルデバイス用薄膜トランジスタ試作の実現(大野)。

Reason

各研究分担者は、これまでに保有する高い合成技術をさらに改良することにより初年度において30件の論文発表を行うことが出来た。さらに、H25年度は当合成班に予算の重点配分が行われ、各研究分担者は予定通り合成装置の立ち上げを進め、次年度以降予定されている他班へのサンプル提供に向けた装置の準備を、ほぼ予定通り進めることが出来た。

Strategy for Future Research Activity

それぞれ独自の合成方法による研究分担目標を遂行すべく,合成技術の精度を上げることに注力する。また,グラフェンの結果をもとに,h-BN,MoS2などカーボン以外の原子層構造を有する物質の探索と大面積化を遂行し,新たな原子層の可能性を模索する。各研究分担者の推進方策は以下の通りである。
(1)SiCステップ形状の微細化・精密化の向上およびTiCマスク法によるSiC-C面グラフェンの均質性を進め,他班への提供を開始する(楠)。(2)金属箔を利用した酸化グラフェン還元条件,ヘテロ原子ドープ条件の探索を行う。還元後に金属箔を溶解しないグラフェンの剥離と,SiO2, BNなどの他基板上への転写法を開発し,物性・応用班に提供する(斉木)。(3)CVD法では大面積のグラフェンの異種基板への転写,特性評価と,特性向上を進める。エッチング析出法では層数制御を進め,またパターン形成でのパターン制御性を向上する。これらを領域内外での共同研究に提供する(野田)。(4)アルコールCVDを用いたグラフェンの高品質合成においては,六角形フレーク状単層グラフェンの評価とデバイス応用を試みるとともに,さらに大きなサイズの単結晶グラフェン合成を実現する(丸山)。(5)種々の遷移金属ジカルコゲナイド(TMDC)を対象に,高結晶性試料を層数選択的に合成する。さらに,2種類以上の異なるTMDCを縦接合したヘテロ構造を合成するとともに,その構造および基礎的な電子物性を解明する(北浦)。(6)より効率のよい新しい原子層化反応を開発しつつ,新規原子層分子の創出を目指す。これを通じて,有機エレクトロニクスの発展を図る(依光)。(7)カーボンナノチューブ薄膜の膜厚と素子特性の均一性との関係を統計的に明らかにする。さらに,残留分散剤が素子特性に及ぼす影響を明らかにするとともに,分散剤除去技術について検討する(大野)。
