Outline of Annual Research Achievements

半導体デバイスの将来の更なる高性能化に必要な高濃度不純物の高い活性化率を得る技術は重要である。Siをはじめとする各種半導体中のドープされた不純物の原子レベルの配置やクラスター構造について原子ホログラフィーの手法を用いてそれらの三次元（３D）構造を観測することを目的として初年度の研究を進めた。
まず、シリコン（Si）中に高濃度ドープされた不純物のボロン（B）に対し、大型放射光施設Spring-8のBL25SUビームラインにおいてエネルギー分解能の高い新たな分析システムを用いて2次元の光電子回折を測定した。Bの構造の違いを反映する約1eVの光電子スペクトルの化学シフトが充分識別できる状態で、結晶SiからのSi 2p光電子回折が明瞭に得られた。同時に測定したB からのB 1s光電子の回折像も取得でき、何らかの構造に帰因すると考えられる光電子強度の角度依存性が確認できた。現在、解析方法の検討を進めており、今後、B原子周りの具体的な構造の知見を得ることが期待できる。
光電子ホログラフィーと合わせて、不純物の電気的活性化と不純物の３D構造の対応関係を明確にするため、ごく表面付近の不純物の活性化を評価する手法の開発も進めた。ホール効果測定で高感度・高精度にキャリア濃度を測定できる環境を整えたとともに、角度分解光電子分光法で価電子帯の分散の評価からキャリアが空乏化するごく表面の活性不純物の濃度プロファイルを推定する手法もほぼ確立できた。
Si以外では、二硫化モリブデン（MoS2）の層状物質の電気伝導制御性と不純物サイトの関係を明らかにする研究を進めた。今年度は、高純度のMoS2薄膜をスパッタ法および化学気相成長法で形成する技術の開発にウェイトを置き、基板表面状態の最適化、S欠損の制御法について知見を得て、移動度の向上を達成し、高品質成膜の目標に確実に近づいてきている。

Reason

最も主要な研究項目であったSi中のBの光電子ホログラフィーについては、SPring-8での測定実験を予定通り実施し、今後有用なデータを取得してゆける見通しを得た点では目的を達成できた。また、初年度で導入したホール効果測定システムも順調に稼働し、今後の実験の環境整備も達成できた。
その上で、Si中のBの光電子ホログラフィーでは、Bからの光電子回折像の解析が遅れており、当初の目的に比べて具体的な見通しがまだ充分得られていない状況にある。また、Si以外のMoS2を中心とした層状物質の評価実験の実施も計画していたものの、評価対象の試料の形成では明瞭な進展があったが、それに対する原子ホログラフィー手法による評価実験はまだこれから実施する段階である。

Strategy for Future Research Activity

まず、Si中のBの光電子ホログラフィーについては、Bからの光電子回折像の解析方法の検討を、領域内A02班との密接な協力のもと進める。化学結合状態の異なるBに対し、非常に大きなバックグラウンドをいかに除去するかを中心に進める。この進展状況により、Bの濃度や熱処理条件の異なる試料を作製し、評価実験の解析方法に問題残る場合は試料の状態を変えたものの更なる測定データを取得することで解決を図るとともに、有用な構造情報が得られるようになれば、B原子の３Ｄ構造のより顕著に異なる試料を作製し、測定実験でその構造を明らかにして行きたい。さらに、初年度は独立で進めてきた荷電子帯の分散状態の観測から表面近傍領域の活性不純物の濃度分布を決定する手法を光電子ホログラフィー観測と組み合わせることを行い、Bのみならずヒ素（As）も含めた不純物原子の３Ｄ配置構造と電気的活性/不活性の対応を系統的に明らかにして行きたい。
一方、MoS2層状物質に関しては、評価対象にし得る試料が得られはじめているので、領域内の光電子ホログラフィーのほかＸ線CTRのグループとも綿密に協議し、層状物質内の不純物元素の検出とその占有サイトの描出にチャレンジしてゆく。
以上、何れの研究も、領域内での評価手法の専門班との協力連携が重要と考えており、これを推し進めることで研究の進度を上げてゆく計画である。
