Research Abstract

平成9年度までに,超並列光エレクトロニクスのキイデバイスである面発光レーザの極限性能追求,近赤外から紫外・青色領域での広い波長領域で動作する面発光レーザのための新材料の開拓を推進した.さらに,超並列光電子融合システムの実現のために,強誘電体材料をゲートとしたニューロトランジスタの試作と集積化を進めた.また,超並列光通信の基礎を構築するとともに,高精度電子/光ハイブリッド実装技術のための要素技術開拓などの研究を推進した.
以下に,これまでの研究成果の概要を示す.
1.面発光レーザの極限性能追求
面発光レーザの低消費電力化や高速動作などの極限性能を追求し,半導体中の高濃度ド-ピング技術など,低消費電力化のための新手法を確立するとともに,これを用いて低消費電力で動作する面発光レーザアレーを製作して,世界最高速の1チャンネル当りの変調速度12.5Gb/秒(電話回線に換算して約18万回線相当)を実現した.
さらに,傾斜基板を用いることにより,増幅特性に偏波依存性が発現することを実験的に明らかにして,傾斜基板を用いた面発光レーザの安定な偏波面制御技術を世界に先駆けて確立した.
2.広いスペクトル域で動作する面発光レーザのための新材料探究
紫外・青色領域面発光レーザの基礎設計を完了し,有機金属気相成長法による青色発光ダイオードの試作や青色・紫外面発光レーザのための高反射率反射鏡の形成技術を確立した.また,高性能長波長帯面発光レーザの実現を目指し,長波長帯新材料として,GaInNAs/GaAs系材料の有機金属気相成長法や化学ビーム成長法を用いた成長条件把握と物性パラメータの解明を進めた.
3.極限微小マイクロレーザと光回路
マイクロディスクレーザの超微小化とその初めての室温連続動作を達成した.動作電流は150μAと低く,光通信波長帯レーザの最低記録である.またディスク共振器どうしの結合特性を詳細に数値解析し,大規模並列光回路の可能性を予測した.さらに高密度光メモリのヘッドとなるディスク型近接場プローブを提案し,超高分解能を予測した.さらに実験においてその基本機能を実証することにも成功した.
4.ニューロトランジスタとその集積化
人工ニューロン回路に用いる強誘電体ゲートトランジスタを試作し,その不揮発性メモリ効果を明らかにした.また,強誘電体をゲート絶縁膜に用いたMFSFETを組み込んだパルス周波数変調型ニューロン発振回路を作製し,強誘電体に記憶させた初期情報により,同じ刺激信号を与えても出力の発振周波数が異なることを実証した.
5.超並列光システムの基礎構築
面発光レーザを用いて,世界最高速の10Gb/secの高速光伝送を多モード光ファイバを用いて実現し,超並列大容量光伝送のための基礎を構築した.
また,並列光センサーとして,光ファイバカップラに振動板を組み込んだ,大規模アレー化に適した音圧センサーを開発し,音場の可視化実験を行い,その有効性を実証した.
6.光電子大規模集積化のための統合技術開拓
光電子素子集積化のために,ナノメートル級超精密位置決め機構のための新しい制御方法の確立や非接触アクチュエータの実現,バーチャルラボ構築のための仮想設計環境におけるユーザインターフェースの構築,超並列光電子集積素子実装技術の研究などを推進した.
