Research Abstract	1.GCDFBレーザトライオードの試作:4段階有機金属気相エピタキシ-(MOVPE)によって,波長1.55μm帯のGCDFBレーザトライオードを作製することに,世界で初めて成功した.素子を測定評価した結果,第3端子に電圧を印加することで,吸収性回折格子の吸収係数が変化すること,共振条件が変化すること,結合係数が変化すること,などを実験的に観測・検証した. 2.GCDFBレーザのアナログ変調歪の解析と測定評価:吸収性回折格子型GCDFBレーザのアナログ変調歪を,新たに開発した手法により数値解析した.その結果,二次高調波歪については,活性層の利得圧縮の効果と吸収格子の吸収圧縮の効果が相殺し,歪の小さくなることが明らかになった.これを検証すべく,変調歪の測定評価予備実験を行った. 3.量子細線構造DCDFBレーザの試作:V溝基板上へのMOVPE成長を利用し,InGaAs歪み量子細線を活性層とするGCDFBレーザを世界で初めて試作した.同種の量子細線レーザで問題となる寄生量子井戸からの発光が,DFB効果によって抑圧された結果,量子細線からのDFB発振を得ることに初めて成功した. 4.MOVPE選択成長を利用したMMIカプラの試作・開発:MOVPE面積選択成長を応用して,多モード干渉(MMI)カプラの作製に初めて成功した.1.25μm組成のInGaAsPをコア層とし,その上にInPクラッド層を選択成長により形成した.MMI部の膜厚のばらつきは,伝搬軸に垂直な方向で5%以内,伝搬軸方向で10%以内であり,出力のばらつきは無視できる程度であって,挿入損失はMMI部の長さが30μmの時に2dBであった.
