Research Abstract

・ 障壁内に量子箱を埋め込んだヘテロFETのメモリー機能に関し、電子の流入、流出過程を検討し、非弾性的なトンネル過程が重要であることや、ヒステレシスのある量子ポイントコンタクト特性の得られる事を示した。また、量子箱にTHz光を照射すると、電子の特異な再分配が生じ、蛍光スペクトルが大きく変化することを見出した。(榊)
・ 室温動作SET回路の評価を行った。デジタル通信で信頼性指標に用いるEb/N0-BER特性がCSETインバータにも適用可能である事を示し、ビット誤り率10^3以下を実現するには動作温度0.4K以下でなければならない事を示した。(坪内)
・ AFM陽極酸化プロセスを利用してInAs/AlGaSb単電子トランジスタを作製し、クーロン振動を観測した。加工精向上のため、lnAsを直接酸化するプロセスを開発し、幅50nmの細線の加工に成功した。(井上)
・ 設計ルール1nmの単電子集積論理システムを実現するための条件を明らかにした。
(1) CMOSの差動増幅回路I/Oインターフェースで単電子回路の微弱信号の入出力が可能になることを示した。
(2) 許容浮遊電荷量は10^8/cm^2以下、許容動作温度は液体He温度以下であることを明らかにした。(谷口)
・フローティングドット型単電子メモリのシミュレーション用モデルを構築し、SPICEなどの回路シミュレータで高速に計算できるようにした。またトンネル接合の障壁形状の動的変化を取り入れた計算法を確立し、従来提案のいくつかの回路の正しい動作を明らかにした。(鳳)
・単電子回路を使ったニューラルネットワークの構成法を確立した。単電子回路の確率性や離散性を利用すると、ボルツマンマシンや多値ホップフィールドネットワークなどCMOS回路では構成できない機能デバイスをつくることができる。(雨宮)
・ 本研究においては、自己組織化InAs量子ドットのサブバンド間遷移を用いた高感度のテラヘルツ光検出器を実現する目的で、GaAs中に埋め込まれたInAs量子ドット中の光励起電流特性を検討した。特にInAs量子ドット中の1つの束縛準位のみが形成されるような極微量子ドットを用いて、bound-to-continuum型で、しかも光励起電子が高移動度へテロ界面に沿って伝導する横方向伝導型赤外検出器を試作した。試作した素子は、波長約7μmの中赤外光に感度のピークを持ち、190Kという高温まで動作を確認した。(平川)
・ シリコン単電子デバイスにおける量子効果につき実験により定量的評価を行い、また単電子デバイスのピーク位置を制御する新しいデバイス方法を提案・実証した。(平本)
・ 新しく開発した転送行列法を用いることによって、非対称三重障壁系でのPAT効果を理論的に解析し、PAT過程における動的シュタルク効果と電子位相変化について定量的に研究した。(矢久保)
