Research Abstract |
1.1.55μm帯吸収性回折格子利得結合(GC)分布帰還型(DFB)レーザの開発:長距離光ファイバ通信で重要な,波長1.55μm帯のGCDFBレーザを,吸収性回折格子構造に基づいて,試作・開発した.活性層には,圧縮歪みInGaAsP多重量子井戸を,また吸収性回折格子層としては,厚さ10nmまたは30nmのInGaAsを用いた.素子は,闘値20〜30mAで室温連続動作し,端面に無反射処理を施すことなく,副モード抑圧比40〜55dBの良好な単一モード発振を,高歩留まりで得ることができた.利得結合係数は,10nm厚で8cm^<-1>,30nm厚で15cm^<-1>程度であった.2.発振波長トリミング:波長多重(WDM)光通信システムに向けた新たな概念「波長トリミング」を提唱し,その実現方法を研究した.まず,カルコゲナイドガラスの光誘起屈折率変化を利用した波長トリミングを試み,レーザ活性層直近に同ガラスを装荷する新しい構造を開発して,He-Neレーザ照射により1.55μm帯で0.14nmの波長トリミングを実現した.次に,波長可変幅をさらに拡大するために,量子井戸の光吸収誘起無秩序化を利用した波長トリミングを試み,YAGレーザ照射によって0.36nmの可変幅を得た.現在,これらの技術を適用した多波長GCDFBレーザアレイの試作を行っている.3.その他の成果:上記以外に,GCDFBレーザに関し,利得結合係数の測定抽出方法の確立,小信号直接変調特性の測定評価,アナログ変調歪み解析,反射戻り光誘起雑音の解析および測定,波長可変DFBC構造の検討,GCDFBレーザトライオードの試作,などを行った.
