遷移金属酸化物ヘテロナノ構造による電界誘起抵抗スイッチング機構解明とデバイス展開

Research Abstract

遷移金属酸化物において発現する抵抗変化メモリデバイスの電界誘起抵抗スイッチング動作を,ナノ構造体を用いた制限空間で発現させることによって物理起源の解析を行う.この解析によってメモリデバイスの産業応用上必要不可欠な最適化指針の提唱を行うことを目的としている.昨年度までにナノ構造体を用いたメモリデバイスの開発、動作検証、詳細な動作メカニズムの解析及び最終ターゲットである透過型電子顕微鏡観察と電気伝導特性評価を同時に行う機構の開発に成功している.本年度は透過型電子顕微鏡観察を実際に行うこと及び電界誘起抵抗スイッチング動作の動作発現モデルを構築するための数値解析を行った.具体的な研究成果は
・海外共同研究先において透過型電子顕微鏡による直接観察の実施
・第一原理計算法を用いた動作発現モデルの構築
について成功した.
これらの成果が与えるインパクトは,通常の抵抗変化メモリの研究では解析困難であった固体内部の情報を,透過型電子顕微鏡と電気伝導測定による直接観察及び同時計測の実現によってメカニズムを詳細に検討可能にした点,数値計算を導入することによって実験的には解析困難である原子1つ1つの振る舞いをモデル化し従来では困難であった電界誘起抵抗スイッチング動作のモデル化に成功した点である.
